The room-temperature Knoop hardness of single -crystal titanium diboride has been determined. Variations in microhardness have been correlated with orientation and structural imperfections in the crystals. Maximum differences in hardness values of 750 kg per sq mm with respect to orientation and 450 kg per sq mm with respect to substructure were found. The effects of etchants, load on indenter, and degvee of cracking of indentation were studied. The average hardness was determined as 2800 kg per sq mm on the as-grown crystals. Annealing increased the average hardness to 3375 kg per sq mm. ThE microhardness of polycrystalline titanium diboride approximating the stoichiometric composition TiB, has been studied by several investigators. The values for the Knoop hardness number range from 2710 kg per sq mm (Khn = 2710 kg per sq mm) to 3400 kg per sq mm.'-4 Samsonov et al.' reported a Vickers hardness number of 3400 kg per sq mm (Vhn = 3400 kg per sq mm) at 120-g loads for a 98 pct Ti + B material of 96 pct theoretical density. Recently Dunegan measured the Vickers hardness and obtained 2060 kg per sq mm with a 10-g load (Vhnlo = 2060 kg per sq mm), 1425 kg per sq mm for Vhnloo, and 1320 kg per sq mm for Vhnlooo. We have obtained a Khnloo = 3000 * 350 kg per sq mm for hot-pressed polycrystalline TiB2 that was 99.1 pct Ti + B and 96.6 pct of theoretical density. The present investigation has been made on single-crystal titanium diboride boules, and is believed to be the first such study on TiB, crystals of known orientation. EXPERIMENTAL The single crystals were prepared by a Verneuil-type process using an electric arc by the Linde Division of Union Carbide Corp. The largest specimens were 6 mm in diameter by 12 mm long. The crystals were of theoretical density (4.50 g per cm3) with a Ti + B content of 99.8 pct. The major impurities present were: 0.03 pct (by weight) 0, 0.06 pct C, 0.01 pct Si, 0.05 pct Fe, 0.01 pct Cr, and 0.01 pct Ni. The crystals were boron-rich, the average boron content being 31.S7 wt pct (stoichiometric value is 31.12 wt pct), and titanium-poor, the average titanium content being 68.2 wt pct (stoichiometric value is 68.88 wt pct). Titanium was determined gravimetrically by cupferron precipitation and boron by titration of H3B03 from a NaOH-fused specimen after removal of titanium with BaC03. The outer edge of the boule accounted for some of the excess boron. An electron-microprobe analysis showed that the titanium content increased from 60.0 wt pct at the edge to 68.5 wt pct at D, ~ 1000 p, where D, = distance from outer edge (see Fig. 5). X-ray measurements indicate that the boules are single crystals with considerable substructure. Upon etching this structure is seen in the form of a Widmanstatten-type rhombohedral line pattern in the basal (c) plane and a parallel "lines" pattern in the prism (a) planes. A typical WidmanstHtten-type pattern is seen in in Fig. 1. Electron microscopy reveals that the lines are less than 1 p across, which does not allow direct electron probe or microfocus X-ray determination of their composition. The identity of the second phase has not been established. It might be a higher boride or a nonstoichiometric TiB2. On annealing above 2200°C the precipitate is dispersed and dissolves in the matrix. The best etchants found were HF/HNO/HO, KF(CN)$NOH/HO (Murakami's Etch), and A large number of other etchants were previously Studied. The acidic etchant produced an acicular or "needles" pattern in the (a) planes which is an etchant effect on the "lines" pattern.

THIS discussion of the future supply of lead refers only to the next ten-year period. Beyond that no prediction can be made that would be of sufficient accuracy to serve any purpose. When any commodity is by an unsatisfied demand forced to a higher price level, and the profits of those who are able to produce the commodity are greatly increased, there is awakened a new interest in the commodity on the part of both producer and consumer. The consumer attempts to reduce his costs by developing substitutes or assisting in the development of new sources of supply. Lead is now going through this stage. The lead producer is increasing development expenditure and searching for new mines. The consumer is developing substitutes as illustrated by the increasing use of zinc oxide as a pigment, and the use of dry batteries in radio sets. The search of the Ford interests for lead, by prospecting in Missouri and Idaho, is induced by the effort to develop a new source of supply. Considering the index figures of the Department of' Commerce, it is evident that lead is on a substantially higher price level. For February, 1926, the index figure of lead is 209, while the general commodity price index is only 156, 100 being taken as the base for 1913.

Dramatic changes have been effected since 1955 in the mode of iron ore shipments within the U.S. In 1955, less than one percent of ore consumed in domestic blast furnaces-approximately 125 million long tons-consisted of pellets. Five years later, in 1960, some 94.8 million tons of ore were consumed, 14% in the form of pellets. Projections for 1980 reinforce confidence in this most economic of blast furnace feeds, and set U.S. pellet consumption at 151.2 million tons. In the last decade, pellets caught fire in other countries. By 1969, world production reached 96 million tons. This compares strikingly with present world output of 154 million tons.

The diffusion rate of hydrogen in liquid iron has been measured by a gas-liquid metal diffusion cell technique. The diffusion cell was formed by immersing an alumina tube containing hydrogen gas at 1 atm in a bath of stagnant liquid iron. The change in the composition of the melt in the cell was determined by measuring the rate of absorption of the gas in the cell. The appropriate solution to Fick's second law was used to examine the data and calculate diffusivi-ties. The absorption of hydrogen in stagnant pure liquid iron has been found to be diffusion-controlled. The results show that the chemical diffusion coefficient, D, of hydrogen in pure iron in the range of 1547" to 1726°C can be represented by the following Arrhenius relation: D(sq cnz per sec) = 3.2 x X exp(- 3300 i 1800/RT) where the uncertainty in the activation energy corresponds to the YO pct confidence level. Oxygen in the melt (above 0.015 pct 2) increased the apparent rate of absorption of hydrogen. The importance of diffusion data on liquid metals for predicting the rates of certain metallurgical processes has been recognized for a long time. Moreover, these data are much needed to test and develop theory for diffusion in liquid metals. Despite this practical and theoretical interest, however, relatively little reliable information about diffusion in liquid metals is available in the literature. This is particularly true for gas components such as hydrogen, oxygen, and nitrogen in liquid metals, where almost no data on chemical diffusion coefficients are to be found. This is probably due to a multitude of experimental difficulties particularly associated with high-temperature melts. In an effort to fill this gap in information, a research program was undertaken to study the diffusivities and rates of solution of gases in liquid metals. This paper presents the results of a study of the diffusion of hydrogen in liquid iron. EXPERIMENTAL METHOD Two methods for the study of the kinetics of dissolution of gases in liquid metals are being employed in this laboratory. Both involve the measurement of the volume of gas absorbed by the melt as a function of time and as such both avoid the uncertainties involved in chemical analyses of quenched samples for relatively small amounts of gas. In the first method, the gas dissolves in an inductively stirred melt and, in the absence of a slow surface reaction, the results are often interpreted in terms of mass transport across a liquid "boundary layer" between the homogeneous gas phase and well-stirred part of the melt. Other interpretations of the results of such experiments have also been described in the literature.1'5 In the second method a gas-liquid metal diffusion cell is used.' The gas dissolves in a cylindrical column of stagnant liquid metal and, in the absence of a slow surface reaction, the results are interpreted in terms of a non-steady-state diffusion solution to Fick's second law. The weakness of the first method is that while it gives information on the mechanism of absorption by stirred melts it yields an overall rate constant which even in the simplest cases depends on the nature and the thickness of the "mass transport layer" or "boundary layer". It yields no values of diffusion coefficients. The second method was used in this research because in many cases it is possible to determine the diffusion coefficient of the gas component in the liquid metal. In this research it has been utilized to measure diffusion coefficients of hydrogen in liquid iron. The apparatus used was essentially the same as that described by Mizikar, Grace, and par lee but certain modifications have been introduced to meet the elevated temperatures and special conditions of this research. Fig. 1 is a schematic drawing of the apparatus and Table I gives the identification of various parts in this figure. The diffusion cell, shown in detail in Fig. 2, was formed by immersing an impervious alumina tube (hereafter called absorption tube) in a bath of pure liquid iron contained in an alumina crucible. Two types of tubes were used, Morganite triangle RR and McDanel AP35. The crucible was contained in a vertical impervious alumina combustion tube (32 mm ID by 914 mm long) which was closed at both ends by water-cooled brass heads employing O-ring compression seals, Fig. 1. SANDBERG, LONDON, ENG : † I think we should all be grateful to the Pennsylvania Railroad Company, and to their chemist, Dr., Dudley, for spending so much time and money in order to solve an important question ; nor are we less indebted to the public spirit which leads them to impart the experience thus gained. In Europe nothing similar has hitherto been done, either by a company or by any private individual. In England the great railway companies employ their engineers in other ways, and do not keep a chemist or specialist to study rails; but even if they did they would probably not publish the results. The chief professional engineers are so occupied with their private practice of railroad construction generally, that they cannot be expected to devote their time and energies to so special a question. The German Railway Union has, in my opinion, missed the real object of its elaborate researches by falling into the error of specifying costly, impracticable tests for rails-tests at the same time which do not infallibly expose the impurities that may be in the rails under examination. There has, therefore, been nothing done on this side of the Atlantic in the way of exhaustive study to determine the best composition for steel rails. America should consequently have full credit for the enlightened example which she has set. I wish, however, to make a few remarks on Dr. Dudley's second paper, a paper which follows very much upon the same lines of argument as the first read three years ago, upon which I have previously touched in my paper on the same subject read at the meeting in August last. If Dr. Dudley had discovered a new metal he could hardly, I think, have taken more pains to prove that he was correct in his first formula for the best chemical composition of steel rails. But I have seen so much done in the way of proof by experiment that I am inclined to think that almost anything can be proved by experiments and by samples. If Dr. Dudley would only give up his formula, which would not suit any country-not even America- * For the convenience of members it has bees thought best to insert the continuation of this discussion at the Virginia meeting in tide place, rather than to delay its permanent publication until the issue of Volume X, Transactions, where it would properly belong. A REGULAR meeting of the Executive Board 'of American Engineering Council was held in the Onondaga Hotel, Syracuse, N.. Y., Feb. 14, 1921, with the president, Herbert Hoover, presiding. Reports of committees were presented and acted upon as follows: ENGINEER ON INTERSTATE COMMERCE COMMISSION The second meeting of the Committee was. called because it was represented to the Committee' on Pro¬cedure that the American Society of Civil Engineers, the American Association of Engineers, and the Ameri¬can Institute of Consulting Engineers were anxious to have President-elect Harding appoint an engineer to fill one of the vacancies on the Interstate Commerce Commission. The representative of The American Society of Civil Engineers agreed to endorse the recom¬mendations- of American Engineering Council, and the Committee on Procedure prepared and sent a letter to the President-elect, a - copy of this letter being sent to each member of the Board. No names were suggested. . The appointment of an engineer on the Interstate Commerce Commission was approved and the Board, after approving the action of the Committee 'on Procedure in writing the President-elect, voted that, if requested, the Committee on Procedure submit a list of not less than six names for the appointment of an engineer on the Interstate. By and large, I agree with many of the precepts discussed in the Saperstein paper. I believe there is much more that can be done on the local level to involve both government and planning in the mine permit review process. Admittedly, much can be done to improve discussion between the state regulatory authority, local authorities, and mine operators. However, I strongly disagree, as suggested in the paper's conclusion, that such a system, as outlined in Saperstein's paper, could result in a reduction of review time or a lowering in the cost of permitting. The implementation of such a system by its very nature would only add a new level of bureaucracy to an already cumbersome process. This system, in my opinion, would only add to the cost of permitting and the time necessary to obtain a permit. Admittedly, it would achieve the result of adding local influence into the permitting process, but at what off-setting cost? It has been my professional first-hand experience and observation in the permitting and lands unsuitable processes to note that under the present system, local governments that do feel they have a stake in local mines and actively advocate their position (not simply comment), have had significant input into the conduct of mining and reclamation plans in their areas. Mining companies that mine in these areas are aware of local interests and attitudes, and do consider them in their plans. Simply put, local governments that want to get involved and want to play significant roles can and do. Those that do not advocate a position or have no input to offer do not. Although the present system is not as direct in effect in regard to local control as Saperstein's, it does work. It does so without the red tape that would result from developing miniature regulatory authorities in every county in which mining occurs. Although local input is important, there are many more sections of the Surface Mining Control and Reclamation Act (SMCRA) than Sections 508(a)(8) and 522(a)(3)(A) that also are important. It appears Saperstein's paper may overindulge these sections. An additional specific comment is made in regard to the statement that while local areas benefit from mining (wages, salaries, and purchases), they also endure environmental deterioration caused by mining affects. It is believed that the whole purpose for which SMCRA and its resulting regulations were enacted and developed was so mining would not be permitted if significant environmental deterioration could occur. Therefore, it could be argued that this point under current law is moot.

SUCCESSFUL mining today means proper mechanization. Before any mine can begin production on a paying scale, some machinery must be installed. There must be pumps to remove water, fans and blowers to provide proper ventilation, elevators and hoists to raise materials, and a source of power to turn the countless wheels on which the world's mineral supply rolls from its earthhound source to the market. Only the prospector with his burro and the anthracite "bootlegger" continue to mine without mechanical aid, and with the recent years even these can be discounted, for the burro has given way to the Model T, and the "independent" coal miner must have a truck to haul his coal away. The few types of machinery mentioned above are but a beginning. The

All branches of production engineering showed steady and definite progress during 1941. Most of it has been of the slower and more conservative type rather than the sensational. To a large degree the changes have been influenced by the expanding war economy, and this tendency will probably be even more marked during the coming year. The stress of the times is placing more emphasis on the principles of engineering and conservation, with the object of obtaining the greatest possible recovery with a minimum waste or expenditure of equipment. Also available material supplies are often being turned to new uses.

The evening was very pleasantly spent in renewing old acquaintances and friendships and in forming new ones. The first session, held Tuesday morning, Oct. 29, 1912, in the impressive Assembly-Room of the hotel, was called to order by David T. Croxton, Chairman of the Local Committee. Mr. Croxton introduced the Hon. Newton D. Baker, Mayor of Cleveland, who extended a cordial welcome to the members and guests present. James F. Kemp, President of the Institute, who subsequently presided at the meeting, responded in behalf of the Institute.

In ingots of silicon-killed carbon steel-made without addition of aluminum, transparent spherical or nearly spherical inclusions, up to about 0.15-mm diameter, are generally present. They may be glassy or crystallized, wholly or partially In steels of high carbon contents they consist of silica,4,12 in steels of lower carbon contents and, in consequence, higher oxygen contents, of iron-manganese-silicate with higher iron and manganese contents the lower the carbon content. Small silicate inclusions, about 0.01 mm or smaller, may occur, just as sulphide inclusions do, in portions that have been the last or nearly the last to freeze,l0,12,17 this location being verified by primary etching.10 Hence, it may be concluded that they have separated from liquid steel that has become enriched in oxygen through segregation during freezing. Silicate inclusions with a diameter larger than about 0.02 mm appear, at least in ingots of moderate size, to be distributed at random in relation to the primary structure and therefore may be assumed to have existed as droplets in the liquid steel before freezing started at the point in question. The average size of such large inclusions has been found to increase toward the axis1' and their amount to increase from the top downward in the axial region.2,10 It has been assumed that this accumulation is a result of the droplets being brought down by the slowly settling metal crystals.2 It has been suggested that large silicate inclusions generally form,6 or may form,'' by coagulation of smaller ones, or by small drops being caught by larger ones during the rising of the latter.9 The occasional occurrence of a large inclusion surrounded by a swarm of small ones has been taken as a proof of this mechanism but, as suggested later, may be explained in another way. It has been pointed out that an inclusion droplet in the liquid steel may grow at the expense of an adjacent one, which implies diffusion of soluble inclusion-forming elements in the liquid steel.'= Further, it has been pointed out that, on cooling in ladle or mold, the metal-silicate equilibrium is displaced in the direction of separation of silicate. Thus inclusions may grow in size and amount.2,3,8,12,13,17,19,20 The exposure of the liquid steel to the oxygen of the air during tapping and pouring, and the consequent reaction, has been mentioned as a source of the formation of inclusions19.20 but this possibility has not received particular attention. Further, the admixture of furnace slag during tapping1 or of refractory material from various sourcesl,20 has been considered. The inclusions due to the latter may be recognized, however, through their resistamce to hydrofluoric acid, imparted by the alumina content. ThE prediction of the activity coefficient for a solute in a multicomponent liquid metallic solution based on measurements in the related binary systems has been the object of study for some time, particularly in iron-base alloys.1,2 Very few measurements, however, have been made on nonferrous systems; furthermore, measurements made for the specific purpose of testing various prediction equations are almost nonexistent. The measurements here described of the activity coefficient of cadmium in liquid lead alloys were directed toward this goal. One of the most direct means by which the activity coefficient can be calculated has been based on the independent influences of each solute. When solute metals i,j, k, and so forth are present, the activity coefficient, y, of one of these (i for example) may be expressed as a product of factors which represent the effects of each of the other components:

LIQUID metal solution calorimetry is a convenient method for determining the heats of formation of solid compounds. In this technique the heat of formation is the difference between the measured heat effects on dissolution of the compounds and of mechanical mixtures of the components in the liquid metal.' The heat of solution of the mechanical mixture may be calculated from the measured heat effect. At infinite dilution of the solutes, this heat of solution is equal to the sum of the heats of solution of the separate components. If the heat of solution of one of the components is known, the value for the other can be derived; if both are known, they may be used to check the accuracy of the calorimetric technique. The heats of formation of the tellurides of cadmium, indium, tin, and lead have recently been measured by metal solution alorimetr. The heats of solution of indium, tin, lead, and tellurium at infinite dilution in liquid bismuth at 623"K, calculated from the measured heat effects on solution of the mechanical mixtures, are in good agreement with the published values. The heats of solution of cadmium and of tellurium calculated from the measured heat effect on solution in bismuth at 623'K of mechanical mixtures of cadmium and tellurium, however, do not agree with values estimated from the literature. 1) EXPERIMENTAL PROCEDURE AND RESULTS The Heats of Solution of Indium, Tin, Lead, and Tellurium in Bismuth. The heat effects were measured when mechanical mixtures corresponding to the compounds In,Te, InTe, In2Te3, In2Te5, SnTe, and PbTe were dissolved in bismuth. The calorimetric procedure and the method of calculation have been described elsewhere.' The heats of solution of the mechanical mixtures were obtained by subtracting the change in heat content per gram-atom of the sample between the addition temperature (273°K) and the bath temperature (623"K), (H623°K - H273°K)S, from the measured heat effects. The calorimeter was calibrated with pure bismuth. The reported values of the measured heat effects are based on (HGoK - ^273oK)Bi = 4.96 kcal per g-atom.3 The measured heat effects are found to be linear functions of the solute concentrations of the bath in the dilute solution range. The values, extrapolated to infinite dilution, are listed in Table I, together with the heats of solution of the mechanical mixtures calculated using the published values of (H 623°K - H273°k)s for indium, tin, lead,3 and tellrium. All the error limits quoted in this work represent the spread of values obtained. The heats of solution in liquid bismuth at 623°K of mechanical mixtures of indium and tellurium in four different proportions were determined. Values of the heats of solution of the two components were then calculated from the resulting four simultaneous equations: The heats of solution at infinite dilution of tin and lead in liquid bismuth at 623°K were calculated from the heats of solution of the mechanical mixtures of tin and tellurium and of lead and tellurium using the heat of solution of tellurium calculated above. These values of the heats of solution are listed in Table I1 together with some published values for comparison.

A method has been developed for evaluating acid treatments in fractured limestone fields by breaking down pressure drawdown into three component parts: (I) pressure differcntial across "skin" near the borehole face, (2) pressure differential due to flow resistance in the coarse communicating fissures and (3) pressure differential between the fine voids and the coarse fissures. It is apparent that in most successful acid treatments the first term, skin resistance, has been reduced or eliminated. Further, it is often possible to estimate the volume of coarse fissures associated with the second term, coarse fissure flow resistance. In cases where this volume is comparable with practical acid volumes it seems likely that this resistance also may be attacked with a suitably retarded acid. INTROD UCTION Acid treatment has been successfully applied as a general practice in the limestone wells in the Mara/ Maracaibo districts of Venezuela for some 10 years. At the same time the need has been felt for a more precise method of: (1) evaluating the effect of an acid job and (2) selecting wells which should benefit from an acid treatment. The following method, based on an analysis of build-up curves for wells producing from fractured limestone, provides a means of forecasting the effect acid will have on a well and in many cases the probable order of production rate increase which may be expected. In certain cases it is also possible to calculate the fissure volume through which the acid has to be displaced for best results. Various approximations are introduced in the method, but within the limitations of these the analysis gives an indication of how a well, whether previously acidized or not, may be expected to respond to acid treatment. Suitable build-up curves cannot be obtained on "tight" wells which do not give sustained production and the method is not applicable to such wells. Figs. 1 through 7 illustrate various types of build-up curves obtained from limestone wells in Western Venezuela. Curves are included showing (1) both skin and coarse fissure resistance, (2) skin resistance only, (3 and 4) reduction of skin resistance by acidization, (5) fissure resistance only, (6) reduction of coarse fissure resistance by acidization, and (7) acidization failure. This theory has been successfully applied for over three years during which 22 acid treatments have been carried out specifically to reduce skin resistance and three treatments to reduce coarse fissure resistance. The method has been found to be a useful aid in the selection of wells for acidization.

When the copper smelters were built, in Montana, all of the refractory products which were used in their construction were shipped in from Eastern factories. It was apparent that if a material suitable for the manufacture of these products could be found within the State, a saving of freight could be effected and a new industry built up. Prospecting for such materials was started and experiments were made with samples from numerous deposits. Considerable effort and funds were expended in an attempt to manufacture silica brick from Dillon quartz, a light colored sandstone that is found near Dillon, Mont., on the Oregon Shortline railroad. As a brick material the Dillon quartz was a failure, but it has proved very satisfactory as a silica cement. It is now being used in laying silica brick and for reverberatory furnace bottoms. A bed of quartzite that is particularly suited to the manufacture of high-grade silica brick was finally discovered at Browns Spur, 6 miles west of Anaconda. The material from this deposit is now being used in the manufacture of the Anaconda silica brick, which have gained a wide reputation for heat-resisting and lasting qualities. The analysis of an average sample of this quartz is: SiO2, 96.7; Fe2O3, 0.3; Al208, 2.5; CaO, 0.3 per cent. The very low percentage of fluxing ingredients makes this a most refractory material. All of the Anaconda silica brick are hand molded. Various types of brick machines have been tried, but the hand-mold process proved the best suited to the manufacture of silica brick from this material. The silica is first put through a jaw crusher and is then dumped into wet pans, where 4 per cent. of lime paste is added, to produce a bond. Without the lime the material would not be plastic enough to mold. After a few minutes' grinding in the wet pans the material is conveyed to the molder, who forces it into the molds by hand. The brick are then dumped on pallets and placed in the drier, where they are left. until dry enough to be set in the kilns. Some of the brick are re-pressed before being dried. They are burned about five days, in round down-draft kilns. It is not necessary to have as much heat in the kilns as the brick will be subjected to when in use in the furnaces. Montana refractories are used in smelters throughout the West. Prospecting for fire clays was also carried on. Among the names which won a world-wide fame during the golden age of the early fifties, Bendigo and Ballarat were to Australia, what the Yuba and Grass Valley were to California. The map of Victoria did not for a long time show the name of old Bendigo;* for this first and more distinctive name was replaced with the more English Sandhurst, just as the alluvial diggings gave place to quartz mining. Towards the close of last pear, steps were taken to give back the old name, as associated with the early days of rich alluvium, and more suggestive than the application taken secondhand from an English military academy. History. The first discovery of gold? in this district, was made in the autumn of 1851 ; but there has never been any certainty as to the day or the man. At that time the country around Bendigo Creek was a part of the Ravenswootl sheep-run, and its resemblance to the Forest Creek district (now Castlemaine), induced the first prospecting. It was late in November when the "rush" broke out; the shepherds left their flocks; the sylvan solitudes were disturbed by * The name of Bendigo is said to have been derived from a hut-keeper on the Ravenswood sheep-run, who on account of his fondness for " fisticuffs " was nicknamed Bendigo, after the prize-fighter of that name. It is not aboriginal, as is often supposed, but Spanish ; and equivalent to our Benedict. There must always be some confusion between the two names of Sandhurst and Bendigo; the town, and with it the gold-field, having been three tinies named. Several other old familiar names have been likewise unfortunately replaced by second-hand English ones; so that an old digger talks of Forest Creek when he means the modern Castlemaine, Mt. Ida for Heathcote, Growler's Creek for Bright, etc. I shall use the names Sandhurst and Bendigo interchangeably. The first discovery of gold in Australia, was made by E. H.Hargraves, February 12, 1851, near Bathurst in New South Wales. In August of the same year the discovery at Buninyong, near Ballarat, inaugurated the first of a series of rushes to the Victoria gold-fields.

A summary of- several recent investigations in to the properties of the metal-oxide-silicon system is presented. A major portion of these studies makes use of the MOS capacitance-z)oltage method of' analysis. The particular areas of investigation which are reported include: 1) a general survey of the electvical properties of thermally oxidized silicon surjbccs; 2) a study of ion migration through silicon dioxide films ; 3) measurements of electron and hole mobilities in surface inversion layers; 4) a study of impurity redistribution due to thermal o.ridatiotz; and 5) measurements of the rates of oxidation oj-heavily doper7. silicon. THE importance of the metal-oxide-semiconductor (MOS) system in the semiconductor industry is well-known. In addition to its importance in the "planar" device technology,' the MOS structure is now also used in the fabrication of active solid-state devices. Consequently, extensive efforts have been made recently to obtain a better understanding of the characteristics of this system. A summary of some studies of the MOS system conducted in our laboratories during the past year is presented. For the most part these studies used silicon as the semiconductor, along with silicon dioxide and aluminum as the other two components of the system. Since the MOS capacitance-voltage method of analysis was used extensively in these studies, we will first briefly describe its nature and consider some of the possible causes of deviation of experimental observations from the simple theory. We will then outline the various related areas of investigation carried out in our laboratories and will briefly indicate some of the results. It should be noted that the purpose of this paper is merely to provide a brief summary of MOS studies. More detailed discussions of the various areas of investigation are given in the references cited. PRINCIPLES OF THE MOS C-V METHOD OF ANALYSIS' A sketch of the MOS structure is shown in the upper portion of Fig. 1. In this case the insulating film is Si02 and the semiconductor p-type silicon. If a large negative bias is applied to the metal field plate, holes are attracted to the silicon surface. The silicon then behaves much like a metal and the capacitance measured is that of the oxide layer alone, Co. If a small positive bias is applied to the aluminum, holes are repelled and a region depleted of majority carriers is formed at the silicon surface. This depletion I-egion adds to the width of the dielectric and the measured capacitance begins to drop. With increasing positive bias, the width of the electrical depletion region increases. At some large positive bias an inzevsion regiotr is formed at the surface and additional charges induced in the silicon appear in the form of electrons in this narrow inversion region. Thus the depletion-region width approaches a maximum value and, consequently, the capacitance reaches a minimum value and then either levels off or rises again depending on the measurement frequency and the rate of equilibration of the minority carriers in the inversion layer.3 Band diagrams, along with the corresponding charge distributions, are shown in Fig. 1 for the above bias conditions. If minority carriers cannot accumulate at the surface to form an inversion region, the depletion-region width continues to increase with increased positive bias and the capacitance drops toward zero as in a reverse biased p-n junction. The effect of a work-function difference $hs between the metal and the silicon, and of surface charges per unit area Qss located at the oxide-silicon interface, is simply to attract charges in the silicon much like the applied bias. It can be shown that this results in a parallel shift of the capacitance-voltage characteristic along the voltage axis by an amount corresponding to AV = -$bIs + Qss/Co. Theoretical curves have been calculated4 giving the capacitance of the MOS structure C normalized to the oxide capacitance Co vs the quantity VG here VG is the voltage applied to the metal field plate. In Fig. 2 such calculations are shown as points for a particular oxide thickness and bulk impurity concentration for a p-type semiconductor. (For an n-type semiconductor the curves would be mirror images of these.) All three cases, i.e., low frequency. high frequency, and depletion, are indicated. Also shown in the figure are recorder tracings of the characteristics of actual devices. These characteristics have been shifted along the voltage axis to compensate the effect of surface charges and work-function difference.
