The fact that the floatability of minerals with fatty-acid collectors changes as the pH of a pulp varies was utilized in the early days of flotation, when sulphuric acid was used with oleic acid to float sphalerite and galena. from gangues which themselves float with fatty acids in alkaline pulps. Gaudin1 showed that this difference in floatability is a regular function of the extent of the change in pH. The present paper offers an explanation of the phenomenon, and on the basis thereof sets up recommendations for control of soap-flotation operations. Experimental Parallelism between floatability of a mineral in a given environment and its contact angle in that environment is so well established,2 and the contact angle is so readily and rapidly measurable, that contact angles have been used throughout the experimental work to indicate relative floatability. Experiments comprised contact-angle measurements on a number of representative minerals and metals, and a variety of subsidiary tests designed to check and to amplify the contact-angle indications. Contact-angle measurements were made by the method described in detail by del Giudice.3 Sequence of procedure for determination of the points of Fig. I was: I. Polish specimen. Most specimens yielded zero contact angle after polishing; a few showed a slight "cling." Cling is characteristic of specimens that pit on polishing; it is due to a residue of organic contamination, originally on the particle surface, which persists in the pits. The cling did not change total contact angle after conditioning, and is not, therefore, additive in the upper part of the curves of Fig. I. It may have broadened the bases of the curves for the affected minerals slightly. 2. The specimen was next conditioned in soap solution for 5 minutes. 3. The conditioned particle was transferred, under conditions that precluded surface drying, to an aqueous solution of the pH desired and contact angle determined. 4. The particle was thereupon transferred, again without surface drying, to water. The confirmatory tests will be described at the places pertinent in the argument. Discussion of Results Gaudin and Vincent4 have shown that contact angles with heptoic acid as a collector decrease for a given specimen when the concentration of collector present falls below a certain value. A similar reduction in angle occurs with collector-conditioned particles that are visibly slime-coated, and varies roughly with the extent of coating. Since in the last case the reduction in angle is certainly due to reduction in the proportion of total conditioned mineral surface presented to the bubble, the authors believe that the same condition prevails in the first case cited, and that similar reduction in angle and floatability will occur whenever starvation quantities of collector are present, whether by design or by reason of excessive consumption.

The great Bingham Canyon mine and mill complex of Magna, Arthur, and Bonneville had their beginning in a 300 ton per day operation which was commenced by Daniel C. Jackling and his associates in 1904 as the Utah Copper Company. This small plant was quickly expanded to 500 tons per day and eventually Kennecott, the Utah Copper successor, was processing about 45,000 tons per day of ore in each of its mills, Magna and Arthur. Finally, in 1966, the Bonneville crushing and grinding plant was added to produce a slurry of ground ore for flotation concentration at the expanded Magna and Arthur mills. Bonneville is one of the few railroad dump primary gyratory crushing plants constructed in recent years; another which is described in this Monograph is Cuajone in Peru, started in 1976. Two others are the Climax Henderson unit and the Phelps Dodge Tyrone crusher, which has been fed by trucks since it commenced operation. The Bonneville, Henderson, and Cuajone crushers are all located considerable distances from their mines, hence the use of rail haulage. Shovels in the Bingham pit are 8 to 15 yd capacity; and ore is sent to the Bonneville crusher in 100 ton rail cars, where they are dumped, two at a time, by a hydraulically driven rotary dumper. Ahead of the 54 in. by 74 in. Allis-Chalmers gyratory are two grizzlies, each 27 ft 9 in. (8.46 m) long with bar spacings of 4 ½ in. (114 mm) at the feed end and 6 in. (152 mm) at the discharge end. Grizzlies are sloped at 38. Oversize rocks are re- moved from the crusher pocket by an overhead crane, and the crusher produces a nominal 6 in. (152 mm) product. Rail cars are dumped in the direction away from the crusher, and water sprays at the dumper level and in the rock boxes are used for dust suppression. There are two 72 in. by 19 ft (1.83 m by 5. 8 m) apron feeders under the 500 st cr'ushed ore pocket and two more under the grizzly undersize pocket. Feeder speeds are variable up to 72 fpm. Grizzly undersize is dropped to the feeder pocket by three shelves forming a rock ladder attached to the pocket walls. Each pair of apron feeders, one for crushed ore and one for grizzly undersize, discharge to a 72 in. (1. 83 m) picking belt for tramp removal; this belt feeds one of two 54 in. (1.37 m) feeder conveyors which in turn discharge to a 60 in. (1. 52 m) takeaway belt operating at 175-300 fpm (53.3 - 97.4 mpm). Both picking belts are equipped with metal detectors and tramp iron magnets, and a separate 30 in. (760 mm) conveyor is used to remove tramp material.

Identified potential resources of lead and zinc are lower, relative to reserves, than the same ratio for other metals, Either there is little material below present grades or, if it exists, there are no data on it. The author examines both these factors in detail, and also introduces a third possibility. In their 1961 monograph, The Future Supply of the Major Metals, Bruce Netschert and Hans Landsberg noted that identified potential resources (that is, known but submarginal resources) of lead and zinc were much lower relative to reserves (that is, known and supermarginal resources) than was the same ratio for other metals.' Put another way, it seemed that for such metals as iron, manganese, copper, and aluminum, slightly more favorable economic conditions or modest advances in technology would greatly increase reserves by permitting the exploitation of vast quantities of leaner or deeper or otherwise less valuable mineral deposits. But for lead and zinc, Netschert and Landsberg concluded that either: "(1) there is relatively little material below present cutoff grades; [or] (2) such material exists, but for some reason there are no data.'12 This situation, which they called "the lead-zinc anomaly'' has been subsequently discussed by other authors. The purpose of this paper is to carry the discussion further by examining the evidence in favor of (1) and (2) and by advancing a third alternative. There are at least two reasons for devoting time to the lead-zinc anomaly. First, while it is unlikely that we shall have to turn to alternative lead or zinc resources in the near or middle-term future, the longer run resource picture for the two metals is not so certain.3 Both within the United States and for the world as a whole, new discoveries will have to come at a fair pace to keep up with growing rates of consumption. Thus, it is important to see whether there exist lower grade or nonconventional potential sources of two such useful metals that we could turn to at some time in the future. The second reason for studying the lead-zinc anomaly is also related to resource adequacy, but is of more general significance. Depending upon whether the anomaly is technologic, geochemical, spatial, or temporal in origin, we shall be able to draw some conclusions about the resource picture for other metals. Can we expect the apparent pattern of lead-zinc resources to be repeated? If so, will technologic advances in either exploration methods or mineral processing be able to alter the pattern? Or is the pattern unalterably set by geochemical distribution? Most important, are metals characterized by what seems to be an anomaly, different in any way from metals for which low-grade or nonconventional sources already have come to be exploited, as the porphyry deposits have for copper. In sum, investigation of the lead-zinc anomaly represents a case study combining both physical and economic aspects that may open up a neglected area in evaluating mineral resource adequacy. WHAT IS THE LEALLZINC ANOMALY? There are two dimensions to evaluations of the potential of any mineral resource? The first involves the degree of certainty that we ascribe to the estimate: how much do we know about the size of the resource as a result of geological mapping, exploration, and mine development? This dimension is expressed by the terms measured, indicated, and inferred reserves (and, if you wish, 'undiscovered reserves'), all of which terms carry with them the implication of exploitability under current cost-price conditions. The other dimension to evaluations of a mineral resource involves the economic limits of the estimate: how will the size of the resource vary with different (usually more favorable) cost-price conditions? (This economic dimension should be understood broadly to include all factors bearing on the cost-price relationship. In this sense it subsumes technology because any resource is exploitable at some cost; the role of technology is to bring cost down.) The latter dimension is expressed in the terms potential or sub-marginal 'ore,' and is logically quite independent of the former. For example, we have relatively good measurements of the tonnage of manganese in low-grade deposits in this country, though they are too lean to be considered reserves; on the other hand, we are much less certain of our measurements of new lead and zinc deposits in Missouri, though there is no question but that there is a sizable reserve. Thus, it may be uncommon but is not a contradiction to talk of measured submarginal ore or inferred potential ore.

The approximate methods which are now in use for calculating oil displacement from reservoirs by gas-cycling or gravity-drainage at constant gas pressure, or by water flooding, make use of fundamental relationships derived by Leverett' and Buckley and Leverett.2 The mathematical equations needed are derived by applying Darcy's law to the flowing phases, and by material balance considerations. ln general, any treatment of this type gives. for any particular exploitation time considered, a plot of oil saturation against distance in the reser-voir. The oil recovery must then be obtained by integrating in some manner the area under the plot. A useful analytical method has been derived for computing the average saturation, and hence the oil recovery. Use of this method simplifies the calculations because it makes unnecessary any numerical integrations. and even the saturation distribution plots are not needed. A further advantage of the method is that knowledge of the relative permeabilities is required only for a limited and intermediate saturation range. In both the Buckley and Leverett method and the method discussed here, a linear sand section is assumed, and in the case of gas drive the gas pressure is assumed sufficiently constant both with respect to reservoir position and time so that changes in gas density. solubility, or reservoir volume factor are negligiklle. Thus, the exploitation contemplates oil displacement as by an immiscible phase. Examples are given to illustrate how the new method can be used. INTRODUCTION AND THEORETICAL BACKGROUND This paper treats a simplified method for computing oil recovery when the oil is displaced, from the reservoir sand by a fluid which, within the limits of accuracy desired, can be assumed to be incompressible and immiscible with the oil. The method makes use of two basic relations originally developed for the case of water displacing oil. However, the case of gas displacing oil saturated with gas at a constant (or nearly constant) pressure may also be considered a displacement by an immiscible fluid. This is possible for the reason that the concentration of the gas in the oil never changes if tile pressure is fixed. consequently, any additional free gas must remain undissolved in the oil, and so must act essentially as an immiscible phase. For convenience, the cape of gas drive will be considered first. Both of the two basic relations needed refer to a linear reservoir, or one which may be somewhat idealized so that a constant cross-section is exposed to fluid flow. Further, the displacing phase is injected at one end, or face; of the reservoir, while the produced fluids are understood to emerge at one point only. which is the opposite face of the reservoir. As indicated in Fig. 1, the reservoir may he inclined by some angle 8. The first of the required equations may be derived by applying Darcy's law to both displacing and displaced phases, and subtracting the two equations. (communication to the Secretary): When Mr. Stetefeldt quotes me as saying that " silver-assays are uniformly made by scorification," he has evidently not understood that I was referring solely to the practice of silver-lead smelting-works. Everybody knows that silver-mills do not employ the scorification-assay for regular work ; and it is equally certain that in very few, if any, silver-lead smelting-works will the crucible-assay be found in use for determining silver. The second part of the quotation, "as it is adapted to all kinds of ores and gives excellent results unless organic matter is present," although, of course, also intended in a restricted sense, might very well be extended to a general one. Mr. Furman, in his Manual of Practical Assaying,* says, on page 123: "We believe that the Colorado practice is preferable, as most ores will yield higher silver-results by scorification." The fact that the scorification-assay is the accepted one in Colorado is strong presumptive evidence for its accuracy, as exactness would nowhere else be more jealously demanded. Mr. Stetefeldt cites Albert Arents- as a supporter of his preference for the crucible-assay, although I had already done so in favor of scorification. Looking up again the reference, I find that I was justified in quoting him, as, while Mr. Arents advocates the crucibleassay for low-grade gold ores, not on account of the greater accuracy of its results, but because it is quicker and less expensive, he condemns it§ for the assay of silver-ores, and prefers the scorifier for rich goldores, and for coppery ores, and in general for ores containing both silver and gold. Oil.—During the year 1938, there were 434 oil wells drilled in the Texas Panhandle, increasing the daily initial production by 192,706 bbl. —that is, 229 fewer oil wells drilled than in the previous year, with a decrease in total daily initial production of 129,626 bbl. The total daily potential of the field on Dec. 1, 1938, as determined by the Texas Railroad Commission, was 1,250,645 bbl., an increase of 210,663 bbl. over the previous year. On Dec. 1, 1938, the daily allowable of 82,466 bbl. was assigned to the field to be produced from 3931 wells. The total amount of oil produced for the year was 23,227,170 bbl. The total proven productive area includes 148,298 acres. This is 30,248 acres more than for last year, and represents a more accurate calculation of the areas and not new discoveries. Gas.—There were 103 gas wells drilled during 1938, having a combined open flow of 3,166,300,000 cu. ft.; that is, 65 less than the number of wells drilled in 1937, with a decrease in the open flow of 3,144,488 cu. ft. per day. Pipe-line Gas.—The pipe-line companies withdrew 230,307,854,000 cu. ft. of gas (a daily average of 630,980,000 cu. ft.). The total withdrawals by pipe line decreased 5,624,481,000 ft. from that of 1937. Natural Gaso1ine.—Throughout the greater part of the year, 46 gasoline-extraction plants processed 1,376,186,000 cu. ft. per day, a total of 502,308,010,000 cu. ft. for the year. This gas yielded about 275,875,000 gal. of natural gasoline. The total daily capacity of all the plants is 2,519,500,000 cu. ft. During the latter part of 1938, one of these plants was shut down, leaving 45 plants operating at the close of the year. Carbon Black.—Thirty carbon-black plants operated during 1938, burning 266,881,000,000 cu. ft., or a daily amount of 731,180,000 cu. ft. This produced approximately 400,000,000 lb. of carbon black. During the year one plant was dismantled and two plants were shut down.

The critical shortage of asbestos fiber in the world today brings to the foreground the question of locating and developing new deposits. The object of this paper is to discuss some of the more important factors which should be considered in the examination and valuation of a new asbestos enterprise. Some of the more important uses of asbestos fiber are for textiles, heat insulators, building materials, filters and a series of other uses. The properties of this mineral, such as fibrous structure, color, strength, silkiness and flexibility, coupled with resistance to fire, certain chemical action and decay make its application unique for certain industrial uses which consume over 500,000 tons annually. These same unique properties which make this mineral so valuable also make a deposit one of the most difficult to appraise accurately, because of the many undeterminable and varying factors which must be considered before a deposit can properly be termed commercial. The majority of the asbestos fiber today, having the above mentioned properties, is sold by grades which are based on fiber length. Present day fiber prices vary over a wide range from $800 to $225 for crude fibers and $300 to $20.00 per ton for milled grades. For valuation purposes a careful study should be made of existing fiber prices and markets. Examination of Deposits In carrying out prospecting and examination of a deposit, considerable caution is required to get the necessary information in the form that will have the most value for the final determination. There are two main classes of asbestos fibers, chrysotile and the amphiboles, the chrysotile being, by far, the most important both in abundance and uses. This paper will stress mainly chrysotile deposits, however, the amphiboles have many important uses, especially amosite and crocidalite. Their valuation presents special problems as other factors may be involved, especially as they are not graded according to any well defined and adopted standard but usually according to the use for which they are being supplied. Most chrysotile deposits occur in two main types of rock, (I) mainly in basic igneous, such as dunite and peridotite, (2) to a lesser extent in sedimentary rocks, such as dolomite and limestone. All of these require a certain degree of metamorphism to be favorable to asbestos formation. Approximately 90 pct of the asbestos deposits are derived from serpentinization of dunite or peridotite, whereby the magnesium-silicate olivine was altered to hydrous magnesium-silicate serpentine. Under certain favorable geological conditions, this serpentine takes a fibrous form having a definite crystal structure, probably due to molecular rearrangement, and is known as chrysotile. Two-dimensional analyses offer considerable promise in providing the basic information required to effect more precise control of petroleum reservoir performance. This paper describes a method for conducting some engineering analyses of this type using a high-qreed digital computer. The general approach is to (I) develop a representative numerical model of the reservoir and (2) employ a suitable numerical technique to solve the basic equation of flow and to develop the required engineering information for the particular case represented by the model. This technique has been used to calculate pattern performance in connection with several field projects involving water injection into oil reservoirs. This type of analysis involves sequentially (I) calculating the pres-' sure distribution in the reservoir and (2) tracking the progress of the interface between the displaced and displacing fluids in a step-wise manner to provide a depletion history of the operation. The particular analysis presented in this discussion is subject to the restriction that the mobility of the displaced and displacing fluids be equal and assumes that the fluids are incompressible and that gravity and capillary pressure do not affect the shape of the flood pattern. Complete two-dimensional .flexibility is maintained with regard to definition of reservoir rock and fluid characteristics, placement of physical restrains and boundary conditions, investigation of flow characteristics in the reservoir, and movement of the displaced and displacing fluid interface. The results of these studies indicate that the highspeed digital computer is well suited for conducting reservoir performance studies in two-space dimensions and that dependable numerical techniques are available for making such analyses. INTRODUCTION One of the problems facing petroleum engineers is that of providing more precise engineering control over reservoir operations at all stages during the depletion cycle. The most direct approach to this problem is to simulate the reservoir with some type of physical or mathematical model and use the information developed from the behavior of the prototype to predict the performance of the actual reservoir. This principle is, of course, not new, and a variety of simulation techniques have been developed to provide information on the behavior of oil and gas reservoirs. One straightforward refinement of present reservoir analysis techniques is the progress from one-dimensional reservoir models to those where the reservoir can be represented in two- and three-space dimensions. Multidimensional reservoir analyses are desired in order to show not only what is happening in the reservoir but in addition to show where in the reservoir the various phenomena of interest are occurring. Thus far, two-dimensional analyses have been confined predominantly to potentiometric and electrolytic model studies. However, when large numbers of wells are involved and where large-scale models are required, such problems become very tedious and instrumentation problems become acute." It is possible through use of numerical methods and general purpose digital computers to avoid many of the instrumentation difficulties and to relax some of the restrictions of previous techniques. The purpose of this paper is to discuss some recent experiences with the use of high-speed digital computers for predicting pattern performance in fluid injection operations and to describe the numerical procedures which have been used for making such analyses. THE NUMERICAL MODEL The problem of representing the reservoir with an appropriate numerical model is composed of at least two important considerations. The first requires that an adequate description of the reservoir mechanism be formulated in the form of the basic differential equation describing the process. The second consideration is definition of the physical characteristics of the reservoir. The latter requires that representative basic data be obtained, examined, and interpreted to provide sufficient detailed definition of the pertinent physical properties throughout the system. Research personnel of Erie Mining Co., a pioneer taconite mining firm on the Mesabi Range, have invented a new method to make an effective 325 mesh separation at high tonnage rates over stationary screens. The company regards this development as historically significant in that it represents the first successful method to commercially screen large tonnages of ore at fine sizes. Erie, which is now completing an expansion program at its plant site near Hoyt Lakes, Minn., has incorporated this screening method as part of that expansion. When completed, the concentration plant will produce 10.3 million tons of iron concentrate, all of which will have been efficiently screened at 325 mesh.

A practical analytical method is developed in this paper which provides the practicing reservoir engineer with a handy method for analyzing oilfield interference problems. The procedure employed entails the principle of superposition of individual eflects. A set of charts has been developed and can be used to evaluate the individual effects. The charts represent non-steady state pressure distribution in an extensive aquifer due to a constant rate of production from an oilfield which can be approximated by circular geometry; they are constructed from solutions to the diffusivity equation considering a circular sink as distinguished from a point sink. The solutions are obtained partially from mathenlatical considerations and partially from analog and digital computations. By virtue of the method of images, the charts can be used also to treat the case of production near a fault. In addition, provisions are made for treating oil fields, which are produced by partial water-drive. Treating an actual field case is deferred to a subyequent writing; however, illustrative example is presented to demonstrate the method of application. The pressure distribution in linear and limited radial aquifers is currently under study. INTRODUCTION With the increasing difficulty of discovering new oil reserves, attention is necessarily focused on the efficient development and production of existing reservoirs. Efficient production depends on the availability of reliable means for predicting the pressure-production behavior of oil fields. The prediction is usually performed by analytical methods or computers. Analytical methods are often limited to systems which can be approximated by simple geometry. However, analytical methods have the distinct advantage of being readily performed without special equipment. Analog and digital computers lend themselves to a variety of problems, but are not always locally available and consequently their use is limited. One particular situation in which analytical techniques are needed involves studies of multiple, water-drive oil fields sharing a common aquifer. Such oil fields are in hydrodynamic communication. Therefore, production from any of the oil fields is accompanied by a pressure decline which is transmitted through the aquifer to the other oil fields and manifested as pressure interference. The rate of propagation of the pressure decline is such that the pressure may be significantly reduced many miles away from a producing pool. An example of pressure interference is found in the Woodbine formation in East Texas. There. a dozen or more pools, including several of major size, draw on the Woodbine formation for water drive. The pressure in the water-bearing portion of the formation has been significantly reduced over an area of several thousand square miles. This reduction of pressure has been such that when the Hawkins pool was discovered in 1940, the pressure in it had already been reduced 280 psi below the initial value in the aquifer. This resulted from prior production from other Woodbine sand pools, including, in particular, the East Texas field some 20 miles to the east of Hawkins.' There are several postulations for the mechanism of slime-coating. Incel proposed the electrostatic hypothesis, del Giudice2 suggested the chemical theory; Bankoff3 reported that slime-coating is inhibited whenever the surfaces of the slime particles are ionized sufficiently for Brownian movement to occur, and is facilitated when they are not. These postulations were examined by experiments involving the Burton tube, the cataphoretic cell, and slime-coating. The techniques involved will be described elsewhere in this paper. The electrostatic hypothesis, supported by migration experiments in a Burton tube, was abandoned by del Giudice.2 Experiments of mineral migration in a Burton tube. after the idea of Ince with modification, indicated that this apparatus was inefficient for accurate observation. A cataphoretic cell was constructed. The experimental data, as shown in this paper, enable the correlation and advancing of this hypothesis. Del Giudice's chemical hypothesis considered that slime particles are attached to the galena surfaces by a cement formed as the result of a metathetical reaction between the sulphide and the slime particles. Applying this hypothesis, the calcite slime particles were cemented to the galena surface by the formation of a cementing lead carbonate. In a similar way, lead silicate was considered as the cement of quartz slime coating on galena. Experiments verifying this hypothesis were carried out according to the following procedure: Fresh mineral particles selected from the central part of the broken lumps and examined first under a microscope for ascertaining a clean surface were placed in a small beaker (1.5-in. dia. by 2.5 in. deep) half filled with one kind of slime pulp. The dilution of all slime pulp was 4:I and the particle size of slime was minus 400-mesh. After agitation for 5 min. the specimen was removed by a sharp-end tong and washed gently three times in three separate distilled water baths. It was dried before a small electrical fan and examined immediately under a microscope. A photograph was made of the observation. With reference to the published solubilities,' several of these experiments, which contradict the chemical hypothesis, are listed as following: I. The coating of fluorite slime on the galena surface was light but the coating of galena slime on the fluorite surface was heavy. In a similar way, the coating of quartz slime on the galena was fairly light, but the coating of galena slime on the quartz particle was heavy. According to the chemical hypothesis, using the same constituents and regardless of which is the slime, the density of the coating should be expected to be the same. TWO groups of binary alloys were prepared. The first group consisted of those elements relatively soluble in magnesium: Li, Al, Zn, Ga, Ag, Cd, In, Sn, Hg, T1, Pb, and Bi. These are predominately Group B elements. The second group consisted of most of the remaining metallic elements, all of which are relatively insoluble in magnesium: As, Au, Ba, Ca, Ce, Cu, Ir, La, Mn, Ni, Pd, Pt, Rh, Sb, Si, Te, Ti, W, and Zr. These are all Group A, transition, or rare earth elements. Alloys of the first group were prepared by melting sublimed magnesium and elements as pure as obtainable in a graphite crucible, using a standard flux1 for protection. The melts were poured into a small graphite mold to produce 3xY4 in. diam slugs. Spectroscopic analyses were made of each slug. In all cases, the total impurity content was less than 0.05 pct. The slugs were then heat treated 5°C below the eutectic temperature until complete solution, as judged metallographically, was obtained. Filings from the center of the slugs were compacted at room temperature into 1/2 in. long x 1/4 in. diam cylinders, sealed in pyrex under 1/2 atm of purified argon, annealed at the heat-treating temperature for 1 hr, and quenched in water. After the X-ray diffraction patterns were made, each compact was analyzed chemically for the solute. It was found that the Mg-Li alloys reacted during filing to reduce the Li in solid solution. For this series of alloys, the slug was cold worked, annealed in purified argon, the surface dissolved in dilute HC1 to a depth of about 0.005 in., and the X-ray exposure made on the fresh surface. This procedure resulted in sharp, continuous lines and in true values for the lattice parameters. The alloys in the second group were prepared in the same way except that about 1 wt pct of each solute was added. Since the solubility limit was exceeded, not all the solute dissolved. These alloys were analyzed spectroscopically only to confirm the presence of the solute. The diffraction patterns were of the back-reflec-tion type using the characteristic copper radiation* and a flat cassette. Both the film and the specimen were rotated. The specimen temperature was maintained at 25" ± 1°C. The films had sharp lines; their diameters were measured directly to 0.01 cm. The parameters were calculated from the line diameters using a modified version of Cohen's extrapolation method.2 his method effectively eliminates systematic errors such as film shrinkage, inaccurate alignment, and non-precise film-to-speci-men distance. Zinc diffusion into GaAs from the vapor phase through reactively sputtered SiO, films Izas been inrestigated for various zinc pressures at 1000"C. Diffusions were carried out in evacuated quartz ampules with elemental zinc and with various Zn-Ga alloys. Sputtered films have proved effective in lowering surface concentrations and preventing surface deterioration during diffusion. Approxin.ate complenzentary error-function impurity distributions were found when surface concentrations were reduced to approximately 3 -—4 x 10" atoms cm'3 or less with dilute zinc sources or by diffusion through SiO, films. Zinc difhsions in GaAs tlzrough SiO, films produced more planar diffusion fronts than were observed with uncoated zuafers under identical conditions. A) Surface Deterioration During Diffusion. Device technolorn-- in compound semiconductors has been hampered by several difficult problems not normally encountered with silicon and germanium. 111-V and 11-VI compound semiconductors generally have volatile constituents at temperatures used for diffusion. To achieve specific junction depths in reasonable lengths of time, or to obtain particular impurity distributions and doping levels, it is often necessary to use temperatures which cause surface deterioration and erosion of the wafer. The resultant surfaces are generally unsuitable for devices. The type and extent of surface damage depends to varying degrees on the particular environment of diffusion and on the particular impurity in question. The most common type of deterioration results from simple dissociation of the gallium and the arsenic during diffusin.' The deterioration process is significantly enhanced by thermal gradients in the diffusion zone, usually resulting in vapor transport and condensation at the cooler portion of the system. The resulting damage sometimes appears as a general haziness over the surface or an array of pyramidal etch pits characteristic of the particular orientation. Occasionally, erosion of the surface occurs uniformly over the wafer so that surface loss is not readily apparent. Workers in GaAs usually resort to the sealed-ampule type of diffusion system3"5 rather than the more conventional open system used for silicon and germanium. Another type of deterioration results from direct interaction of the impurity with the surface. The form of deterioration may vary from surface alloying, as in the case of zinc, to direct chemical attack and vapor transport of the reaction products, as in the case of sulfur. Surface alloying with zinc occurs at higher temperatures and source vapor pressures.4 The process is largely controlled by the amount of free gallium on the surface of the wafer in equilibrium with the arsenic lost to the system. The group-VI elements, sulfur, selenium, and tellurium, are commonly used donor impurities for gallium arsenide. These elements are characterized by high vapor pressures and high chemical
