THE committee in charge of arrangements for the meeting of the Institute in September has com-pleted its program. The headquarters of the meeting will be at the Palace Hotel, San Francisco, and the registration committee will be at the hotel all day on Sunday, Sept. 24, and from 8 a.m. until noon on Monday. On Sunday afternoon, automobiles will be available for sightseeing trips around the city. Monday will be devoted to technical sessions. In the morning, there will be sessions on Mining and on Iron and Steel; in the afternoon, sessions on Mining and Milling. At these sessions, in addition to the papers mentioned in the tentative list printed in August, there will be presented three papers on the geology, mining and milling of the Comstock lode; one on the Aztec mine, Baldy, N. M.; one on the Colombian oil fields; and one on charcoal precipitation of cyanide solutions. The luncheon on that day will be Dutch Treat, for men only, at the Engineers Club. On Monday evening, there will be an informal buffet supper at the home of F. W. Bradley. On Tuesday morning, a party of 50 men will leave for Hetch Hetchy. During the four days of the trip, the party will see the Priest tunnel and earth dam under construction by steam-shovel and hydraulic-fill methods, the Big Creek shaft and tunnel, early intake power plant and tunnels and the Hetch Hetchy dam under construction. For those who remain in San Francisco, Tuesday will be "San Francisco Day." There will be motor trips to the Presidio, Cliff House, Golden Gate Park, and other points of interest, and shopping trips to Chinatown. On Wednesday, "University of California Day," the party will be guided through the university by members of the Mining Association, the affiliated stu-dent society, and will see the Greak Theatre and not-able buildings. Thursday will be "Leland Standford, Jr. University Day." Automobiles will leave the Palace Hotel at 10 a.m., and will return from the university at 4.30 p.m. Friday has been reserved for trips to the Selby Smelter, to Mt. Tamalpais, or to other points of interest. Arrangements will be made to visit the mines or gold dredges in California, if members desire to do so, but such trips must of necessity be considered special trips and arrangements will have to be made to suit the convenience of the individual or party. The Golf Committee will make arrangements for those who wish to play golf.

Serrated plastic flow in stable austenitic alloys based on Fe/Ni has been shown to be related to the presence of carbon and/or chromium in the systems. Strength peaks and plateaus in the serrated-flow temperature region for a commercial alloy correlate with an increased dislocation content, arising, presumably, from enhanced multiplication as a result of a strong interaction between dislocations and solute atoms. The data generally support a mechanism controlled by migration of vacancies, with the energy for vacancy motion being modified by the presence of chromium. Chromium atom -dislocation interaction is responsible for effects above 500°C, whereas the defect interacting with dislocations between 200" and 500°C is suggested to be a carbon-vacancy Pair. ThE phenomenon of jerky flow, serrated flow, or the Portevin-le Chatelier (P-C) effect in austenitic stainless steels is usually attributed to substitutional at1,2 mospheres1,2 or to precipitates&apos;-4 which form at dislocations during plastic deformation. On the other hand, evidence exists which supports a direct inter-stitial-dislocation interaction mechanism for serrated flow in fcc Ni-C,5,6 Ni-H7-9 and in nickel-austenites containing carbon." The present work consists in a study of serrated plastic flow in stable austenitic al-loys. The effects of carbon and of chromium were investigated separately, and a commercial stainless steel with different levels of interstitial impurity concentration was studied in an attempt to delineate the combined effects of the alloying elements. EXPERIMENTAL TECHNIQUES a) Materials and Fabrication. A commercial AISI 330 stainless steel and several specially prepared aus-tenitic alloys have been studied. The experimental alloys were prepared by arc melting the constituents under purified argon. Analyses of the materials are given in Table I. The commercial alloy was obtained as 5/8 in. bar stock and rolled to 0.092 in. sq, with several intermediate anneals. At this stage some of the material was annealed in Pd-purified hydrogen at 1100°C to establish different levels of interstitial content. All other heat treatments were in vacuum (10-5 torr). The "pure" alloy ingots were swaged to 0.120-in. rod and annealed in Pd-purified hydrogen at 1100°C. The analyses for these conditions are also contained in Table I. Sonon. were obtained by either swaging or cold drawing. The test results did not vary with these techniques. b) Specimen Preparation. Two sizes of specimen and two gripping systems were used. i) 0.070-in. wire with a chemically milled gage section: 0.75 in. long, 0.060 in. in diam. These were fastened into grips containing tapped grooves. ii) 0.050 in. wire, gage length 1.5 in. Ball bearings were welded to the ends of the wires and the gage length was taken to include all material between the welds. Socket-type grips were used with these specimens. With specimens of type ii), joining was performed in a specially constructed brass jig, under argon, and automatic timing was utilized in the procedure. No adverse effects of welding were noted. Specimens were encapsulated and solution treated for 1 hr at temperatures selected to produce the same average grain size, -50 µ. Annealing twin boundaries as well as normal crystal boundaries were counted. The temperatures used are listed in Table 11. Table 11. Specimen Size. LANS are underway for the annual meeting of AIME, to be held in New York, February 17 to 21. The technical program includes meetings of all divisions of all three branches, Mining, Metals, and Petroleum. The bulk of the technical sessions will be held at the Statler Hotel, and the annual banquet will be held at the Waldorf-Astoria, Wednesday evening, February 20. The technical program of the Mining Branch activities is included in this issue. While it is not complete in every detail, it shows general interest groupings as well as subjects to be discussed. The program for each division is shown separately to facilitate following the activities of these special interest groups. Then, after a full scale and possibly somewhat strenuous technical meeting, a post-meeting feature will appeal to many of the members. A restful cruise to Bermuda and Nassau is offered at special rates to AIME members and friends. The schedule is a 3:00 pm departure from New York on the Queen of Bermuda on Saturday, February 23; arrival at Bermuda at 7:00 am Monday, February 25; arrival at Nassau at noon, Wednesday, February 27; and the trip ending again in New York at 9:00 am, Saturday, March 1. Rates begin at $202.10 per person, with higher rates depending upon accomodations desired. A description is given of a double heat treatment of 60-40 brass. Photomicrographs are included to show the changes that take place in the microstructure on reheating the water-quenched specimens. A wide variation in the mechanical properties may be obtained by the described heat-treatment method. ON SEVERAL occasions, when 60-40 brass is first obtained in the beta condition by quenching at about 825° C. and is then reheated, the writers have noticed that recrystallization will take place in the form of twin crystals at the grain boundaries of the original beta crystals. It was, therefore, thought that interesting results would be obtained if this twinning process was studied further, especially as to the temperature at which it first occurs. The material used in the investigation was a bar of extruded muntz metal, 1/2 in. in diameter, and of the following composition: Copper, 60.21 per cent.; zinc, 39.73 per cent.; lead, trace; iron, trace; tin, nil. Specimens I in. in length were sawed from this bar and a hole was drilled into the side of each specimen until it reached the center, and the tip of a platinum-platinum rhodium thermocouple was inserted. A small Hoskins&apos; resistance-type electric furnace was used for heating the specimens. The specimens were first heated at 840°C. for 2 hr. and then quenched in cold water, in order to get the material entirely in the beta state. In every case, in the reheating process, the furnace was brought to the desired temperature before the specimen was introduced. The time occupied in preheating was from 20 to 30 min. By sawing back 1/4 in. on each side of the hole, two parts were obtained from each specimen

DURING the war years restrictions on travel, pressure of work, and the irregular arrival of technical literature from abroad combined to severely isolate Great Britain in a period of intense war expansion of the art and practice of mineral dressing. Many British technicians were fully occupied with the day-to-day problems of improvising substitutes as regular sources of supply failed. and with mastering the strange demands and working conditions of wartime. After a long day spent between ones laboratory and production work, the rest of the waking hours were often filled with fire watching or home guard patrol activities, substituting for a night-shift manager, or "resting" in a dugout while the bombs came down. There was no time for serious study of such technical literature as survived the Atlantic crossing.

These are exciting times for the coal mining community. Although the industry is in the middle of a healthy boom, there are strong forces tending to counteract or at least temper the rate of growth. There are many pushing and pulling factors of interest to mining people, and a few salient ones will be mentioned here. Primarily because of a tremendous demand for energy, a demand that can&apos;t be met by other fuels, the coal industry is in boomsville. Another contributing factor to this situation is the increased overseas demand for metallurgical coal. These demands are being counteracted by a lack of people, the lead-time required to develop new capacity and wildcat strikes, among other things.

THE death of Sir Lowthian Bell removes almost the last of the group of heroic leaders who made their age and ours the Age of Steel-a group which his luster and the luster of his peers, Bessemer, Siemens and Tunner, made one of the most brilliant, perhaps even the most brilliant, in the annals of industry. Born on February 15th, 1816, in Newcastle-on-Tyne, he was the eldest son of Thomas Bell, an alderman of Newcastle, and of his wife Catherine Lowthian of Newbiggin, near Carlisle, in Cumberland, and was christened Isaac Lowthian, the name of his maternal grandfather. His father was born about 1788, and came in 1808 from Newbiggin to Newcastle, where he entered the office of the Cumbrian firm of Losh and Company, manufacturers of alkali and wrought-iron, at the Walker Iron and Alkali Works, at Walker, Dear Newcastle. Young Isaac Lowthian Bell was educated at Dr. Bruce&apos;s school in Newcastle, whence he went to Germany and Denmark, learning there German and Danish. On his return he studied at Edinburgh University, and then at the Sorboune in Paris. As a student he already showed the remarkable character and application which later gained him such distinction. After studying the manufacture of alkali near Marseilles, he returned, and when about twenty years old (A.D. 1836) was employed in his father&apos;s firm, then called Losh, Wilson, and Bell. After spending a year in their Newcastle offices, and after visiting the important iron-making districts of France, Germany, Poland, and Austria, he took charge of their rolling-mills at Walker, and profited so well by his opportunities, and especially by the teachings of his father and of Mr. John Vaughan (later one of the founders of the great firm of Bolckow, Vaughan & Co.), that he was made manager of the Walker works in or about

THE Johnson award for 1926 was given to T. L. Joseph for his experimental work on blast-furnace operation. When the Bureau of Mines undertook its experimental blast-furnace investigation in 1919, a number of operators and metallurgists were doubtful as to the practicability of small-scale tests. Several pre-vious attempts, outside the Bureau, to operate small furnaces had been unsuccessful. However, pig iron was produced in three and four-ton furnaces during the first half of the nineteenth century. The operation of a small furnace did not therefore seem an impossible task. This point of view, together with a realization of the importance of problems connected with the pro-duction of pig iron, prompted the Bureau to undertake this work. Such problems as the feasibility of using charcoal briquets as a fuel, the application of oxygen enriched blast, and the use of new ores and raw ma-terials, in general, can be investigated only at consider-able cost on full sized furnaces, while with an experimental furnace they can be conducted at a com-paratively ;small, cost. The results of small-scale tests are sufficient to determine whether the problem. War-rants the expenditure required for a trial on a com-mercial scale. The accompanying photographs and chart show the various stages of the experimental furnace development. Some idea of the size and shape of furnaces which were tested can be had from the development chart. In oper-ating furnaces A to F, a series of changes were made to increase hearth temperature. Perhaps the most im-portant change was the position of the tuyeres with respect to the bottom of the hearth. The height of the tuyeres above the hearth was gradually increased and the hearth diameter decreased. It was shown by this series of furnaces that metal and slag are the chief source of heat supply to the crucible. For this reason there is a minimum rate at which these materials can be brought into the hearth of a small furnace if it is to function properly. The rate of slag "and metal fall are determined by the burden on the furnace and the rate of blowing. Due to lack of funds necessary to provide ample blowing equipment, hot blast stoves, essential mechani-cal features, and to meet operating expenses, it. was necessary to work with much smaller furnaces, such as G to K shown in the chart. The particular object of these tests was to study the extent to which reactions could be speeded up by decreasing the size of the stock. One decided change, noticed at the beginning of this series of tests, was the effect which coke size had on the production of a strongly reducing gas. Furnace G, 22 in. high, operating on coke crushed to pass 10 mesh, made a gas richer in carbon monoxide than did fur-naces A to F, operating on run-of-the-oven coke.

This paper records over twenty years&apos; experience with the use of the Rheolaveur system in the United States, showing its ability to meet changing conditions caused by the dirtier mine output of present-day mechanical mining methods. Data are given on size ranges handled, number and capacity of units installed, maintenance experience, and operating results on two-product and three-product separations. IT is not the purpose of this paper to discuss the principles employed in the Rheolaveur system of fine-coal cleaning as these have been fully covered in the technical literature of the Institute."2 Rather, our purpose will be to record the highlights of over 20 years&apos; experience in the United States with Rheolaveur fine-coal launders, which will indicate their capabilities and costs of cleaning and their adaptability to meet the changing conditions caused by present-day mechanical mining methods. Rheolaveur fine-coal launders are used in the United States to treat a wide variety of size ranges of fine coal, the coarsest being 1/2 in. to 0 and the finest about 1/8 in. to 0. In Europe feeds as coarse as 5/8 in. and as small as 1/2 mm (28-mesh) to 0 are being cleaned. The size ranges usually handled in this country are 3/8 to 1/4-in. round to 0. Thirty five units with a combined hourly feed capacity of 3200 tph have been installed in the United States. Individual units are cleaning as little as 25 tph, while others are cleaning as much as 200 tph. Rheolaveur fine-coal launders offer cleaning units of high capacity and are outstanding in requiring a minimum of building space per ton of input. Experience has shown that maintenance costs are low. Several installations were made in the Pittsburgh district from 1928 to 1930, and since that time operation has been largely two shifts per day. Minor repairs to liner plates and Rheo boxes have been required during the intervening years, but no major replacement of launders was required until 1947 and 1948. At one of these plants, launders operated for 17 years before they were replaced and during that period over 26,000,000 tons of —5/16-in. coal were cleaned. The effect of the much dirtier raw coal produced by mechanical loading of the Pittsburgh seam is shown by the following tests. The data in table I summarize the performance of a Rheo fine-coal unit when cleaning hand-loaded raw coal. The —4-in. raw coal fed to the cleaning plant analyzed only 8.16 pct ash and 1.31 pct sulphur and contained 4.6 pct sink, 1.55 sp gr. Two years later, in 1945, mechanically-loaded coal from the same mine was cleaned in the same plant. The feed, —4 in., then analyzed 20.10 pct ash and 1.53 pct sulphur and contained 20.2 pct sink, 1.55 sp gr. The performance of the Rheo fine-coal unit when cleaning this coal is given in table 11. It will be noted that the +48-mesh coal is cleaned almost as thoroughly as in table I. The large amount of high-ash slimes produced from the dirtier feed are responsible for the higher ash of —--48-mesh washed coal in table 11. G. M. TAYLOR,* Colorado Springs, Colo.-The ore treated at the United Eastern is primarily a gold one and is cyanided-the counter-current decantation method being employed. One of our employees visited this plant a few months ago and, on his return, reported that the moisture in the tailing was carrying 20 c. per ton, which would appear to be somewhat high. As this type of plant has been advocated by one of the recognized cyaniding engineering firms in the country, and a number of these plants are in successful operation, it does not seem to me that the dissolved loss could be so high, and I would like to know if any one can give any definite information on this point? J. V. N. DORR, New York, N. Y.-I am very glad that Mr. Taylor has raised this question. When I first read Mr. North&apos;s paper and saw his statement, that they had an actual dissolved loss of 21.5 c. per ton, I was very much puzzled at this high loss which appeared avoidable by another decantation or the addition of a rotary filter. Reading it again, however, I noted that the actual dissolved loss of 21.5 c. given was evi-dently obtained by multiplying the assay of solution discharged from Z. thickener by the tonnage. On the basis of 283 tons milled per clay, this means $56.54 going to the clam. He states, however, that he returns from. the dam into the system, 70 tons daily assaying 40 c. per ton or $28 per day, so it would seem reasonable, unless I have overlooked something to regard the actual dissolved loss as $56.54 less $28 or $28.54, equaling 10.8 c. per ton. Even this loss, however, is much higher than good practice elsewhere, and can be accounted for largely by the tonnage being handled, which I believe is 30 per cent. above the capacity planned.

Edward Dyer Peters, the only child of Henry Hunter Peters and Susan Barker Thaxter, was born in Dorchester, Mass., June 1, 1849. From his father he was a descendant of the Peters family of Ipswich and Andover, Mass., whose earliest ancestor settled in Essex County in 1659; while upon his mother&apos;s side he descended from several old Hingham families, as well as from the Quineys and from Governor Bradford. Between the ages of fourteen and sixteen he was a student at the Episcopal School for boys in Cheshire, Conn. Near the school was an old tin mine, and he used to spend his Saturday afternoons exploring it. When Edward was sixteen, his father sold his property in South-borough, and for the next three years lived in Europe. Sept. 26, 1865, Edward entered the Royal School of Mines at Freiberg, Saxony. In the summer of 1867 he joined his family on Lake Geneva, and spent a part of the season in that vicinity, going to Chamounix and taking other trips. Extract from a letter to his father: Elbingerode, Harz, Aug. 30, 1868: I left Freiberg with my friend Lilienthal, on Wednesday the 19th of August, reached Leipzig in the evening and spent the night in that city: the next morning we took the cars and in the afternoon reached Eisleben, in Prussia, which was to be our first stopping-place; there are immense copper-mines and smelting-works at this place, and the method of working the mines is very peculiar ... The next morning we got up at five and spent the whole day in the smelting-works where I obtained a number of drawings of the furnaces they use here and a good many valuable data. Saturday morning we got up at four o&apos;clock, and descended a mine about three miles from the town; the Director of this mine was one of the most intelligent and agreeable men that I ever met; he accompanied us in the mine and explained everything that was new to us. The system of mining at Eisleben is peculiar to this town, and is not used at any other place in the world; the copper ore comes in narrow, flat veins eighteen inches high, at the utmost, consequently the men work lying flat on their left side and using the pick with both hands: the ore is carried out of the side passages into the main ones, in very low waggons about twelve inches high, and four by two feet; the boys who pull these waggons have a board buckled to their left thigh and their left arm; they pass their bare foot through a strap in the waggon and wriggle along on their side dragging the waggon after them, with their foot, almost as fast as a man can walk above ground. In the afternoon we walked over to Hittstadt, about twelve miles, and remained there Sunday and Monday. THE object of the Bradley process is to free manganese oxide from its associated gangue and separate the contained iron oxide by dissolving the manganese and precipitating it from the solution. &apos;The fundamental features of the process are : making. both 1 a manganese ore and an iron ore; effecting a separation of manganese .and. iron by means of selective roasting; leaching- the manganese from the roasted ore by using &apos; ammonium sulfate; precipitating the manganese by using the ammonia gas generated during leaching; fixing the precipitate by oxidizing with air; breaking down and reforming the ammonium sulfate, so that daily very little additional ammonium sulfate beyond that originally charged into the system is required; washing the manganese precipitate and the iron-silica residue and evaporating the liquor to conserve the dissolved salts in the moistures of these two products and &apos;to reduce the sulfur content,; drying the precipitates; magnetic wet-concentration of the iron-silica residue; sinteriny the manganese-and .the&apos; iron-concentrates.

It has long been recognized by blastfurnace men that correct top distribution of materials is very important in efficient and economical furnace operation. Thousands of experiments on top design, filling, sizing, and other operations have been carried out to improving furnace performance by securing uniform distribution. Many of these experiments have worked out satisfactorily and have been passed along to the industry. Many of them have been discarded and forgotten. It has been the custom to judge the results of such experimentation by the results shown in improved or lowered furnace efficiency. While the effect on furnace practice will have to continue to be the final criterion of experimental changes, it has always been a desire of blast-furnace men to ascertain the reason for failure or success. Efficiency in the blast furnace approaching the maximum can be measured in several ways: (1) by actual operating results as revealed in the coke rate and tonnage figures, and (2), in the degree to which the top gas approaches the limiting ratio of CO/CO2 for the reduction of iron oxide by CO gas. This ratio is shown in the equilibrium curve in Fig. I for the system Fe-O-C and CO2-CO-C. The closer the top gases approach this limiting ratio (set at 1.08 by Martin1 because of the effect of limestone calcination) the more efficiently we may expect a furnace to operate. The fact that low CO/CO2 ratios parallel eficient operating performance caused us to investigate the cause of good or poor distribution and the effect of filling and other changes on furnace operation. Heretofore it has been possible to take a sample of furnace gas (usually from the dust catcher) and from it determine how closely the reducing gases were to the ideal or limiting value as set by the equilibrium diagram. However, to find just where in the top area the distribution was distorted and the top-gas CO/CO2 ratios were distant from equilibrium values has been a difficult and expensive investigational procedure. In an effort to overcome this difficulty, apparatus was designed to take gas samples and temperatures across the top radius of the furnace. It was hoped that with the aid of this apparatus traverse sampling of the ascending gases could be simplified, and the cost of sampling substantially lowered. Routine experimenting could then be maintained and results checked with furnace operation. It must be emphasized that a traverse sampling is necessary for a true picture, as single samples at any one point are unreliable. This statement can be verified by an examination of Tables 3 to 6, showing results obtained at our furnaces in a large number of tests. Apparatus The design of the equipment for taking the samples was governed by the need for providing a simple, routine test that could be performed fairly quickly without adversely affecting normal furnace operation.

THE annual meeting of the Arizona Section was held at the Pioneer Hotel in Tucson on Dec. 10, 1951. Registration and ticket sales for the social functions started at 8:00 am and lasted throughout most of the day. There were 489 registrations, consisting of 216 members, 64 students, and 209 guests. Chairman Harrison Schmitt opened the Mining Geology Div. meeting and a short business session was held at which Dr. Charles Anderson of Prescott, Ariz. was elected chairman and Seton Williams of Tucson was elected secretary for 1952. Dr. B. S. Butler was program chairman with R. B. Mulchay as co-chairman at the technical program. Eldred Wilson spoke on Oxidation and Water Levels at Some Arizona Mines. George Kiersch spoke about Economic and Engineering Significance of Ground Water Localization in Limestones - Big Bend Country, Texas. Harrison Schmitt gave The Definition and Use of Terms in Mining Geology. These talks were followed by discussions. E. N. Pennebaker, A. D. Wandke, and H. Schmitt gave informal talks on foreign trips made during 1951, the meeting was then adjourned.

Discovery of a deposit of magnetite ore estimated at 3 million tons and of quality sufficient to warrant mining has been located near Reading, Pa. by the Bethlehem Steel Corp. Last January; the company spent nearly $400,000 for about 1750 acres of farm land which had been valued at only about $50 per acre. It is expected that a pilot shaft 18 in. in diam will be sunk some time this spring. The ore body, delimited by diamond-drilling by Sprague Henwood, is said to measure roughly 2000 sq ft and 1000 ft thick, beginning 1500 ft below the earth&apos;s surface. In a continuing search for strategic minerals, the Atomic Energy Commission expects to put eight to ten diamond drilling rigs into the area 11 miles southwest of Blanding, San Juan Co., Utah early this year. The Commission&apos;s primary objective is the Salt Wash member of the Morrison formation. Holes 140 ft deep are expected to be drilled, with solid bit drilling through overburden, mudstone, shale and sandstone overlying the area.

Tlze green electroluminescence occurring at liquid-nitvogen temperature in epitaxial gallium phosphide diodes is exarnined using the donor dopants silicon and sulfur. Zinc is used as the p-type diffusant. Two tt~ain peaks are found, namely til 0.56 and 0.535 p. The intensity of the gYeen peak occurring at 0.56 is found to oary as -4"&apos; wlzere Jf is the forward current density and to first order appears to be dependent on the concet~tvation of ionized donovs. Tile vadintive lifetinze fov this process is -10-&apos;sec. ThE development of high-purity, large single crystals of epitaxially grown gallium phosphide is the ultimate aim of the studies to be reported. While a number of papers and reviews&apos; have been presented on properties of gallium phosphide grown from gallium solution and from the melt, less attention has been paid to the properties of epitaxial gallium phosphide grown from the vapor. In the studies to be reported we have examined the effects of shallow donor impurities, primarily silicon and sulfur, at liquid-nitrogen temperature, on both the electrical and green electroluminescent properties of carefully characterized single-crystal epitaxial Gap. I) EXPERIMENTAL PROCEDURES A) Material Preparation and Properties. The samules used in this investigation were single-crystal n-type epitaxial gallium phosphide. he single crystals were synthesized from the elements by vapor transport and epitaxial deposition on single-crystal gallium arsenide substrates. Typical transport agents used were chlorides. The growth procedures are described in more detail in Ref. 2. The samples were grown in the (111) orientation and had thicknesses up to 480 . Following the growth, the GaAs substrate was removed from the epitaxial Gap by etching in nitric acid. The Hall effect and resistivity of these n-type samples were measured as a function of temperature and analyzed for impurity content and compared with spectroscopic emission analysis. The results are given in greater detail in Ref. 3 but a summary is noted in Table I. In Table I, AED denotes the donor ionization energy, Nd is the donor impurity concentration, lvA is the acceptor impurity concentration, NI is the total impurity concentration, Rip vs temperature is the measured Hall mobility-temperature relationship from liquid nitrogen to about 400"K, n(77"K) is the measured carrier concentration at liquid nitrogen, and R/p(77&apos;~) is the measured Hall mobility at liquid nitrogen. Good agreement is noted between electrical and emission analysis for the major donor impurity, silicon, in the two materials where it is a major constituent. In the case of the two samples SC90-6 and AP138-3(111) B which were sulfur-doped the ionization energy found from the electrical data is in good agreement with that reported for sulfur.4 The acceptor impurities are not known, although from the presence of magnesium in the samples as indicated by emission analysis and its known role as an acceptor in GaP,4 magnesium could be present as an acceptor. Similarly, since silicon is known to be an amphoteric impurity4 it may also be present as an acceptor in the Gap.* The *A small band has been noted at 0.625 11 in samples SC90-6, SC76-4, and SC77-4, suggesting according to Ref. 5 that sillcon could be present as an acceptor In these samples since these authors have found this peak to represent a donor-silicon emission. presence of calcium deduced from emission analysis is not correlatable with the electrical analysis and its presence as an electrically active impurity should be questioned. B) Sample Preparation and Diode Fabrication. The original slices were of the order of 2 sq cm in area witi the (111)B face up. The material was cleaved and sectioned and the best pieces selected (i.e., those which visually appeared to have the least strain and defects). The samples were polished, lightly etched, and cleaned in trichloroethylene. Zinc was diffused in a closed tube at 800°C to form a p-n junction. Diodes were made from these samples. The depth of junction varied, but did not exceed 10 p depth. The back side of the slice was lapped back and a low-resistance n-type contact was formed (at 600°C in forming gas) to an Au-Mo tab with a hole in the middle for
