DURING the morning session," on Feb. 17, papers were presented and discussed regarding a recent wire saw installation, cement rock quarry operations, hydration factors in gypsum deposits and the status of the phosphate industry of the West. Oliver Bolvles presided and there were about twenty-five members present. W. M. Weigel's paper (T. P. 262), "The Application of the Wire Saw in Marble Quarrying," was read by the author. He described the recent installation of the St. Clair Marble Co., near Guion, Ark. Since the use of the wire saw for quarrying is comparatively new and the fact that it has been almost entirely limited to slate quarries heretofore, ?he description and data given in this paper were of much interest.

Alkaline alcohol solutions were investigated by the Federal Bureau of Mines for improving the desorption rate of gold and silver from metal-laden activated carbon generated in gold processing circuits. Factors affecting the desorption, such as temperature, alcohol content, type of alcohol, and alkalinity, were studied. Nearly complete metal desorption was obtained in 5 to 6 hr at 80º C using a solution containing about 20 vol-pct alcohol and 1 pct sodium hydroxide. Sodium sulfide was shown to be effective for selectively precipitating silver from the carbon strip solutions, thereby providing a means for producing high- purity gold by subsequent electrolysis.

For the past 3 years, the authors have been conducting research sponsored by the National Science Foundation (RANN) to improve the process of excavation by drilling and blasting. The approach followed has been experimental where the development of stress waves and fractures initiated at the bore hole have been investigated in order to obtain a complete understanding of the dynamic fracture process. The second step in the approach has been to introduce modifications in the drill and blast procedure which will permit closer control of the fracture process. The laboratory investigations involve high speed photography where the dynamic fracture process is recorded with a Cranz-Schardin 1, 2 multiple-spark camera. The camera is equipped with 16 spark gaps which are pulsed at 25 K volts to produce an intense but very short (0.5 sec) flash of light. The camera is capable of recording 16 photographs of a dynamic event at framing rates which can be varied from 30,000 to 1,500,000 frames per second. The exposure time is sufficiently short to stop motion associated with detonating explosive charges and to make visible the details of the fracture process at a bore hose. The bore hole in a massive intact rock formation is modelled with a two dimensional plate containing a circular hole to represent the bore hole. The model material employed is a transparent polyester known commercially as Homalite 100.* This polymeric material is extremely brittle as evidenced by its extremely low fracture toughness of [ ]. The fracture toughness is a measure of the ability of a material to resist the propagation of flaws or small cracks. In comparison, Schmidt3 has recently measured the fracture toughness of Salem limestone and determined [ ]. Thus, the Homalite 100 should closely model the brittle nature of rock where fractures occur at small flaws and propagate without any apparent plastic deformation. Homalite 100 is also birefringent, which indicates that it becomes optically anisotropic when subjected to either static or dynamic loads. Circularly polarized light is transmitted through the loaded Homalite 100 model in a polariscope4 and the birefringence produces an optical interference pattern which is called a fringe pattern. For dynamic photoelasticity, the multiple-spark camera is equipped with polaroid filters to produce the circularly polarized light required to generate the photoelastic fringe patterns. An example of a singlespark frame showing a fringe pattern from a typical experiment is presented in [Fig. 1]. The photograph was taken 0.000072 sec (72 sec) after the detonation of the explosive charge. The circular fringes are due to the outgoing dilatational or P type stress wave and travel with a velocity of 85,000 in. per sec (2260 m/sec) in the Homalite 100. The P wave is followed by a second lower velocity stress wave known as the shear or S type wave which propagates at a velocity of 49,000 in. per sec (1245 m/sec). In the local neighborhood of the bore hole, several radial cracks are visible. These cracks propagate at essentially a constant velocity of 15,000 in. per sec (380 m/sec) prior to arrest. The fringes about the crack tips and in the local region of the bore hole are primarily due to the residual gases contained in the bore hole after the explosive charge was detonated. Sixteen frames similar to this one are recorded during the experiment to give full field visualization of the dynamic event at 16 discrete times over its duration. The fringe order number N is related to the difference in the principal stresses of and 02 according to a stress optic law4: [ ] where f0 = material fringe value, and h = model thickness. The wholefield dynamic-fringe patterns provide a basis for simultaneously observing the interaction between propagating cracks and the stresses which drive these cracks. Fracture Control Experiments Improvements in the efficiency of the drill and blast procedures must involve close control of the fracture process following the detonation of an explosive charge in a bore hole. By control it is implied that the number of cracks initiated and the location of each crack on the wall of the bore hole can be specified. Control also, involves orienting each crack and maintaining the crack path and velocity until the specified crack length is achieved. If the entire fracture process can be controlled, then rounds can be designed to optimize volume removed. fragment size and minimize costs. One area of blasting where fracture control is vitally important is in underground excavation where the strength and stability of the rock walls must be maintained and smoothness and precision of the walls must be achieved. The smooth blasting method is one of the most commonly employed procedures for achieving some degree of fracture control. In smooth blasting, the central region of material is first removed, and then the final row of closely spaced undercharged or cushioned holes are fired to remove the final volume and produce a smooth wall. In some instances, unloaded or dummy holes between the loaded holes are recommended to guide the fracture plane. This investigation pertained to an evaluation of 3 features of the smooth blasting process. These included (a) the effect of stress reinforcement on fracture by simultaneously firing 2 charges; (b) the influence of a dummy hole on control of the fracture planes between 2 simultaneously fired charge holes; and (c) the influence of dummy hole spacing on fracture plane control.

A case history is presented of a landslide that occurred adjacent to a highway in the valley of the North Saskatchewan River, about 12 miles upstream of Edmonton, Alberta. The slide took place in the late fall of 1965 following excavations associated with highway improvements that deepened the slope and cut it back to 20º. The slide occurred in the Upper Cretaceous Edmonton Formation. Till covers the bedrock at the location. The bedrock consists of interbedded mudstone, claystone, and sandstone with layers of bentonite and coal. The field investigation consisted of a series of pits at the toe of the slide and seven boreholes around it. Undisturbed samples were taken with a Pitcher Sampler and piezometers were installed at various depths in the section. The slide had taken place on a horizontal bentonitic clay layer and it crossed softened mudstone in the back slope. Three piezometric levels were detected but no water pressures were found along the horizontal portion of the slip surface because it was in contact with a free-draining coal layer. Borehole evidence revealed that the bentonitic clay layer was sheared in place beyond the confines of the slide zone. Although this slide was a first-time occurrence, it was part of a much larger slide block that moved presumably when the valley was being formed. Laboratory tests were carried out to determine the shear strength parameters of the bentonitic clay and the back slope material. These parameters together with the observed water pressure distribution in the slide area gave a factor of safety of 1.01 in a non-circular limiting equilibrium analysis. The case history is particularly instructive in indicating the care that must be taken to obtain representative information for stability analysis when geological and groundwater conditions are non-uniform. The origin of the sheared clay is discussed.

Having been appointed, on February 19th, 1890, a member of the Commission created by the Legislature of Pennsylvania for the purpose of investigating the " Waste of Coal Mining, with the View to the Utilizing of the Waste" (waste in this case referring specially to the small sizes of anthracite heretofore thrown away), my attention was naturally directed to the mash economical method of burning these small sizes.* Although I had been Familiar with the burning of anthracite for • many years, I found when I came to study the matter carefully that I was far from thoroughly understanding it, particularly with reference to the hurning of the smaller sizes, and that the literature of the subject, which was not very extensive, had more of a tendency to confuse than to enlighten me. I began therefore to investigate the subject so as to arrive if possible at some definite principles applicable to the question. With the aid of my assistant, Mr. John R. Wagner, I began at Drifton a series of experiments upon the burning of small anthracites. We first erected a small furnace with a grate 3 feet long and 2 feet wide, with which we experimented about two months. From the information thus acquired, we designed and built another furnace of about the same size, which gave us facilities for extending our investigations still further. After experimenting several months with the second furnace, we built a third one, which was much larger, having a grate area of about 68 square feet, which was exactly the size of the grate used in the boiler-plants of' Coxe Bros. &

The effect of suspended solids on the resistivity of slurries is discussed and the relationship between drilling mud resistivity and mud filtrate investigated. It is concluded that it is erroneous to substitute mud resistivity for mud filtrate resistivity in electric log calculations. A recommendation is made that both the bud resistivity and the mud filtrate resistivity be determined when electric logs are run. INTRODUCTION The electric log is influenced not only by the resistvity of the drilling mud in the borehole at the time of logging but also by the resistivity of the drilling mud filtrate. Sherborne and Newtoni investigated the relationship of mud resistivity to mud filtrate resistivity and concluded that, "The resistivity of the mud in most cases closely approximates that of its filtrate," and "In fact, with the exception of Aquagel and its filtrate, the figures for any particular mud and filtrate are almost identical." Present practice is to determine only the drilling mud resistivity and apply this same value to calculations involving the mud filtrate. The purpose of this study is to reexamine the factors governing the relationship between mud resistivity and mud filtrate resistivity. EFFECT OF BOREHO1.E FLUID ON THE ELECTRIC LOG Resistivity Log The resistivity log may be modified by the resistivity of the borehole fluid in two different ways: (1) The apparent resistivity of a for-formation may be different from the true resistivity of the formation because of the flow of some current through the drilling mud in the borehole. Therefore the resistivity of the mud is an important factor. (2) The apparent resistivity may differ from the true resistivity, if a formation is invaded by mud filtrate, because of displacement by the mud filtrate of some of the interstitial fluid in the formation. In this case the resistivity of the mud filtrate rather than the resistivity of the mud is the important factor. Self Potential Log The self potential arises, in part, from electrochemical effects resulting from the interaction of connate waters in porous formations and the fluid in the borehole. Expressed in simple form, E = Klog-p where E is the electrochemical self potential, K is a derived constant, pl is the resistivity of the borehole fluid, and p2 the resistivity of the water in the formation. A theory of the electrochemical component of the self potential in boreholes has been recently set forth by Wyllie.3 In the above equation resistivities have been substituted for activities of the ions in the fluids.' It is therefore apparent that the resistivity of the mud filtrate is more nearly representative of the activities of the ions than is the resistivity of the mud. However, it is possible that in some instances the ionic activities of cations from certain clays may contribute to the total cationic activity of the drilling fluid to such an extent that the mud resistivity is more nearly representative of the activities than the filtrate resistivity. This is particularly the case when the resistivity of the mud is less than the resistivity of the mud filtrate. In addition the apparent self potential may be influenced by the resistivity of the drilling mud because of current flow through the borehole. RESISTIVITY OF SLURRIES Aqueous drilling muds are slurries containing fine-grained solid particles. The solid constituents consist mainly of added clays and weighting materials in addition to solids contributed by the drilled formations. The filtrate is primarily water in which quantities of salts or other chemicals are dissolved. The resistivity of the fiiltrate is a function of the type and quantity of dissolved material whereas the resistivity of the mud is a function of the combined resistivities of the filtrate and the resistivities of the suspended solids. Experiments have been carried out to determine the relationship between the resistivity of solutions and the quantity and type of solid matter insus-pension. Solid materials of high resistivity, as well as solid materials of relatively low resistivity, have been used. The data obtained make possible the evaluation of the probable effect of suspended solids on the resistivity of drilling mud. Procedure Resistivities were determined by means of a conventional conductivity cell with platinized-platinum electrodes. Total resistance between the electrodes was measured by Kohlrausch's alternating current bridge method using a General Radio Company Type 650-A impedance bridge with telephone. The cell was standardized with potassium chloride solutions of known normalities in order to calibrate the cell so that measured resistances of slurries could be converted to resistivities. Resistivities were determined for mixtures of potassium chloride solution and solid materials by placing a measured quantity of solution in the cell and adding weighed quantities of solid materials in small increments to the solution. The net change in resistance on addition of solid materials was measured. Even distribution of the solid particles was maintained within the cell by a motor-driven glass propeller before measurements were made. Slurries Containing High-Resistivity Solids Powdered silica sand having a maximum diameter of about 60 microns and precipitated chalk of commercial grade were used to make the slurries whose resistivities were measured. Both of these substances have high resistivities, are virtually insoluble, and effectively do not carry current in a slurry. The resistivities of slurries composed of potassium chloride solution and these two solid materials are given in Table 1. The ratio of the resistivity of the solution to the resistivity of the slurries was computed and was found to follow the relationship established by Archie

The Sullivan concentrator has completed 20 years of operation. During this period a considerable amount of data has been accumulated concerning the characteristics of several types of flotation machines in their application to the problem of the differential separation of the lead sulphide, zinc sulphide and, in more recent times, iron sulphide, in the ore from the Sullivan mine. It is the author's intention to sketch briefly experiences encountered when the several types of flotation machines were introduced into the flow. Original Flotation Equipment and Ore The original flotation equipment consisted of four 18-cell lead-roughing machines, whose concentrate was cleaned in an 8-cell and recleaned in a similar 8-cell machine. Zinc concentration was carried out in four 18-cell machines. One 8-cell zinc re-treatment machine received the reground zinc middling. The 168 cells handled some 3000 tons of original daily feed. These cells were of the standard Minerals Separation type, equipped with 24-in. impellers. Spindles were driven through geared line shaft at a speed of 255 r.P.m. The impellers were the 45' type, except for the last three cells of the zinc-rougher machines, which were of sub-aeration type, with full bottom shroud and half shroud for the top side of the impellers. Four-pound air was introduced. This recognition of the benefit of intensified flotation operation for "gleaning" was an important phase in the early operation and will be discussed further on in this paper. Sullivan ore during this period is described as a finely disseminated mixture of four sulphides, totaling go per cent made up of 13.6 per cent galena, 14.4 per cent mar-matite, I per cent pyrite and 61 per cent pyrrhotite. The specific gravity of the ore was approximately 4.4. There has been a gradual change in the ore content. The 10 per cent of nonsulphide constituents has increased to between IS and 20 per cent and all three sulphides have dropped somewhat. Added equipment and changing technique have made possible the treatment of 8000 tons per day of mill feed instead of the 3000 originally handled. Special Features of Flotation at Sullivan Sullivan flotation differs greatly from customary practice. The very heavy return of lead rougher middling and lead cleaner tailing, totaling at times 125 per cent of the new feed tonnage, has been the subject of much investigation. The practice is still employed. This operating condition is mentioned because it is the author's belief that the in-

INTRODUCTION Block-caving mines are generally large operations. Calculating the quantity and value of mineral present and determining the economic limits to mining are complicated processes requiring much time and effort. If these processes are to be worthwhile, they must be accurate and reliable. Success in planning may increase the economic returns significantly. Since capital investments in block-caving mines are generally quite large, and development may span several years, quicker and more accurate methods of mine layout are very worthwhile to the mining industry. The purpose of this study is to develop an approach to the evaluation and layout of block-caving mines. The study included development of a simple approach to modelling ore reserves and a rapid, dynamic programming solution for optimum ultimate mining limits. TRADITIONAL APPROACHES TO BLOCK-CAVING MINE LAYOUT General discussion of techniques of calculating and valuing ore reserves can be found in the literature, (1-4). Mining limit approaches have been investigated by many and follow five general methods: 1, Moving cone method (5) 2. Graphroriented technique (6,7) 3. Dynamic programming technique (7,8,9) 4. Network flow method (10,11) 5. Pillar method (12) Of these investigations, only two were developed for underground mining applications, those of Sharp (9) and Riddle (11).

Diversion of the American Falls of Niagara to permit investigation of ways and means to stabilize the falls while retaining or improving its natrual attractiveness is the geoengineering work that has received greatest public attention this year. The falls are re- treating slowly as rock falls occur while talus de- posits at the base have increased in size. One of the noteworthy questions is whether the talus should be removed-i.e. is it providing support to the base, and so what will happen if it is removed? Certainly the appearance would be improved if the talus were taken away. Geoengineering studies involve mapping of joints, stress measurements, core work and rock sampling and testing, Present work will provide data and interpretation for design of a long term stabilization system, Once basic information is obtained, water will be returned to the normal channel until such time as the detailed design is decided upon. The falls will then be diverted a second time while necessary work is performed. A number of site-environmental studies were carried out for the location of nuclear power plants. These projects involve geology, foundation engineering, hydrology, seismology, meteorlogy, marine geology (in some cases), rock mechanics and occasionally blast monitoring. In one case (investigated by Dames & Moore) the site area was underlain by caverns in limestones at shallow depths but with no surface expression. The geotechnical problems consisted of determining proper spacing of drill holes to locate caverns. Spacing was dependent on the smallest size of cavity that could constitute a support-stability problem for the plant. The finite element method of analysis was used to determine stress conditions around cavities of various size and depths, to assist in determining critical parameters.

SINCE the first applications of cyanidation to silver ores about 1906, treatment of ores in the Pachuca district has been entirely by straight cyanidation. Until about the year 1921, Real del Monte removed a sulphide concentrate (largely pyrite) by tabling in the cyanidation grinding circuit. The ores milled prior to the year 1935 were dry ores, ideal for cyanidation, and yielded 90 pct of the silver and 92 pct of the gold. Since 1934 there has been a notable increase in the refractivity to cyanidation of the average ores received by the mill. Tonnages of the former amenable ores have gradually been replaced by tonnages of more refractory ones, so that present average recoveries have fallen to 83 pct of the silver and 90 pct of the gold. During this period there has also been an increase in the content of base metal sulphides' in many of the ores although this increase is not always directly related to the increased refractivity. Since March 1950, the Cia. de Real del Monte has been developing a flotation treatment for some-of its ores before cyanidation. Suitability for flotation is judged not only by the base metal content, but also by the amount of additional recovery of silver and gold made possible by the combined treatment. Selection and segregation of ores most suitable for flotation before cyanidation is a difficult problem for the mines, and the best that can be done is a compromise that leaves much to be desired. Development of Pre-cyanidation Flotation at Real del Monte Much laboratory work has been done on flotation of ores from the Pachuca district, however, the data could not supply reliable information on the many factors connected with the economics of low-base metal-high silver ores. Pilot plant operations would be required. Pilot plant facilities were made available in March 1950, when it became necessary to close down Loreto's 100 ton per day selective flotation plant because of exhausted ore supply. The results of the 100-ton pilot plant tests indicated that a large part of our tonnage of cyanidation ores could be profitably treated by flotation, and a tonnage of 1100 tons per day was selected as the maximum tonnage of ore that the mines were likely to deliver, and because this tonnage fitted with the grinding capacity of this circuit. Equipment was ordered for the production of a single flotation concentrate. The conception of flotation before cyanidation, at that time, was the production of a single concentrate to be shipped to the lead smelter. The 100-ton pilot plant was immediately increased to 350 tons by installing additional flotation cells.. This. plant was operated continuously until the 1100ton plant was put in operation in January 1951. In July 1950, an increase in the quotation for zinc called for an investigation- of the possibilities of producing a zinc concentrate, and laboratory tests on the tailings from the 350-ton plant indicated that a

The Wind River Formation of Eocene age is the host rock for large high-grade uranium deposits in the Shirley Basin. The major deposits are in a northwest-trending belt of sandstones that were deposited in stream channels and that were lithologically favorable for uranium accumulation. Paleotopography influenced the character and position of the belt. The major deposits within the belt are at, or near, the margins of large tongues of altered sandstone formed in the most transmissive parts of thick sandstone beds. At least two tongues of altered sandstone are present in the belt, one of which is 5 miles long, 3 miles wide, and 70 feet thick; the other tongue is somewhat smaller. Ore bodies consist of a few hundred tons to several hundred thousand tons of material containing from 0.10 to about 2.00 per cent U3O8. The ore mineral is uraninite associated with pyrite, marcasite, hematite, and calcite. Deposition is believed to have taken place when neutral to slightly alkaline, oxidizing, uranium-bearing ground water, on entering the basin, encountered a reducing environment. The reductant may have been H2S of biogenic origin. Geology played an important role in discovery, exploration, and development of ore in the Shirley Basin.

By means of inert markers of radio-platinum, it has been shown that cobalt metal oxidizes by out-ward diffusion of cobalt atoms through the oxide. Oxidation rates have been measured at various temperatures and oxygen pressures and have been found to agree with the rates calculated from the Wagner equation and the authors' values for the diffusion coefficient of cobalt in the oxide. The distribution of radio-cobalt in growing oxide loyers has been accurately measured and found to be different from that predicted from the Wagner oxidation theory. Attempts have been made to measure the change of lattice parameter of the oxide with composition. SEVERAL investigators have shown that cobalt metal oxidizes according to the parabolic law,1-3 but no detailed study has been made of the oxidation mechanism. Cobaltous oxide has a metal-deficient lattice, but the defect concentration which is dependent on the oxygen pressure is only approximately known.' From the similarities in the structures of "CoO" and "FeO" and the rate laws governing the oxidation of cobalt and iron, Gulbransen- as suggested that cobalt, like iron," oxidizes by diffusion of cobaltous ions through the oxide layer. To substantiate this hypothesis, he has attempted to measure the oxidation rate of cobalt as a function of the oxygen pressure but has been able to report only that the rate depends on a "small" power of the pressure. On the other hand, Preece," Valensi,' and Arkharov' all have suggested from indirect evidence that oxygen diffuses through the COO to the metal-oxide interface. The present authors, in a previous paper,' have shown that the rate of diffusion of cobalt in cobaltous oxide is dependent on the oxygen pressure. In that investigation, they also found that cobaltous oxide disks made by complete oxidation of cobalt metal were porous at their centers (Fig. 5L, ref. 4). Both these facts strongly suggest that oxidation of the metal proceeds via outward diffusion of cations. In order to establish the mechanism unequivocally, oxidation experiments were made with inert radioactive platinum markers, and the dependence of oxidation rate on oxygen pressure was measured. In addition, an attempt was made to determine the form of the cation vacancy gradient, which the marker experiment showed must exist across a growing oxide layer. This was done by depositing radioactive Co on the surface of a cobalt disk and then measuring the tracer distribution across the oxide layer produced by partial oxidation of the metal. Finally, an X-ray examination was made in an attempt to find the expected change of lattice parameter of COO with oxygen pressure. Experimental The apparatus and materials used were substantially the same as those previously described by the authors.4 Marker Studies: The use of inert markers to follow oxidation reactions was first attempted by Pfeil" in 1929, and radioactive markers have recently been used by Davies et al.' In the investigation reported here, the markers were applied as an (NH4)2PtCI6 slurry in several thin streaks across both faces of four disks of cobalt metal 1 mm thick and 14 mm in diameter. The disks were then oxidized almost to completion at 1200°C in pure oxygen. After oxidation, they were mounted and sectioned and auto-radiographs were taken to locate the markers. Oxidation Rate: The oxidation rate of cobalt was measured at 1148°C at oxygen pressures ranging from 0.0055 to 1.0 atm and at 1000°, 1148", and 1350°C under 1 atm of oxygen. The rate was deter-

A study has been made of the effect of small additions of bismuth on the activity of zinc in dilute solution in molten tin. Free-energy interactions have previously been determined between zinc and various third elements where the solvents were molten bismuth or molten lead.'-4 In both of these solvents, the activity of zinc exhibits a strong positive deviation from ideal behavior (at 550°C y° for zinc in lead is 11.4 and for zinc in bismuth is 3.0). The present work, using tin as the solvent, is an extension to a case where the positive deviation is considerably diminished (y°Zn at 550°C is 1.63). Several previous investigators have studied the Zn-Sn binary system; however, little data is available in the range below 0.1 mole fraction zinc.5= Previous high-temperature galvanic cell studies in the Sn-Zn-Bi ternary system included the determination by Gluck and Pehlke of interactions in the bismuth-rich corner1 and separate investigations of the central region by Oleari and Fioriani6 and by Ptak and Moser.7 Yokokowa et al.8 conducted Knudsen effusion studies in the central region; however, their experiments at 625°K were conducted somewhat below the present experimental temperature range. Their results indicated an increase in zinc activity with the addition of bismuth. The present series of experiments was conducted in galvanic cells represented as follows: Zn Zn++ in LiCI-KC1 eutectic Zn + Bi in Sn (pure reference (fused salt electrolyte) (molten alloy) standard) The experimental apparatus. a multi-electrode system employing alumina crucibles and contained in a Vycor tube under a helium atmosphere, has been described previously, as have been the experimental procedures, precautions, and the methods of data reduction.1-4,- The experimental measurements were made over the range from 450° to 650°C. Between thirty and forty measurements were made in each run. The linearity of the electromotive force vs temperature relations was verified by linear regression techniques. The correlation coefficients exceeded 0.99. The experimental results summarized in Table I include the interpolated electromotive force at 550°C and the temperature dependence of electromotive force. Only results from stable and consistent cells containing more than 0.025 mole fraction zinc are reported. Attempts to run cells at 0.01 or 0.02 mole fraction zinc were not satisfactory. This is attributed to the closeness of the free energies of formation of the chlorides of tin and zinc. Calculations employing Wagner and Werner's criteria for displacement reactions10 indicated that reduction of the zinc content to 0.01 mole fraction places the cell near the borderline concentration for a 1 pct error in measured potential. The compositions shown in Table I are the actual weighed-in amounts. Previous experience has indicated that compositional changes during the running of a stable cell are negligible.' Over the range of compositions studied for the binary alloys, the activity coefficient of zinc was essentially constant indicating that Henry's law is followed to 0.05 mole fraction zinc. Techniques for the epilaxial growth of single -crystal silicon carbide films on silicon were developed. The vapor-phase decomposition and bydrogen reduction of silicon tetrachloride (SiC14) and Propane (C3H8) resulted in clear films of silicon carbide, lip to seveval microns in thickness. The growth took place in a horizontal . silicon epilaxial reactor at 1100°C (pyrometer) at a rate of- 3000Å per minute. Electron diffraction and X-ray diffraction studies demonstrated that the films were single-cyrstal, ß -phase, or cubic silicon carbide. SiO2 film were used to mask areas of the silicon sur-lace in order that the silicon carbide might be grown in controlled geometries. Both n- and p-type films were grown on p-type silicon waters.. Heavily doped silicon films of the same conductivity type as the silicon carbide films were deposited over the silicon carbide in order to affect better probe contact to the structures. when n-type silicon carbide mesas were grown on p-type silicon substrates the de vollage-current relationships between films and substrates were that of junction diodes. These diodes showed a sensitivity to while light ill that the incident light increased forward- and reverse-satro,ation currents, P-type silicon carbide mesas grown on p-type silicon were ohmic rather than rectifying in their voltage -current relationship. No conclusions could he reached concerning heterojunc-tiou rectification in the structure. SILICON carbide is a semiconductor with many interesting properties. It decomposes at temperatures above 2200°C.1 It occurs in two general crys-tallographic forms—hexagonal (a Sic) and cubic (ß Sic)—with the cubic form having a forbidden-gap energy of 2.32 ev and the hexagonal form (specifically the 6H polytype) a gap energy of 2.86 ev.3 It behaves as an extrinsic semiconductor at temperatures approaching 5003C. It has been shown to have a high resistance to radiation damage4 and p-n junctions formed in Sic have been shown to radiate visible light under forward- or reverse-bias conditions. Epitaxial silicon carbide on silicon carbide has been successfully grown through the use of a variety of techniques, such as gaseous cracking of SiCL4 and CC4, nearly all of which require a deposition temperature above 1500°C.6 This paper will cover very recent work on the gas-phase deposition of highly ordered films of silicon carbide on high-quality silicon single-crystal substrates. The films have been shown to ex- hibit junction-rectification properties when geometrically isolated regions are electrically biased with reference to the silicon substrate. There will be no discussion of the mechanism of heterojunction rectification, but the methods of film fabrication, geometry control, and structural evaluations will be covered in detail. Electron diffraction, X-ray diffraction, and diode electrical properties were used to characterize the films and the junctions. GAS-PHASE DEPOSITION OF Sic The techniques for the deposition of silicon carbide films were a logical outgrowth of the standard silicon epitaxial process. The major premise followed was that, for any film to nucleate in an ordered fashion where there is considerable mismatch in lattice parameters (in this case 22 pct), an extremely clean, damage-free substrate surface must be presented to the gas stream. Thus a standard gas-phase HCl etching step was used to prepare the substrates for growth. A minimum of 5 µ of substrate-surface material was removed prior to the deposition of Sic overgrowth films. The techniques used for growing silicon carbide films were those of growing silicon alone, with the added injection of a hydrocarbon gas into the hydrogen and silicon tetrachloride gas stream. The hydrocarbon gases used thus far have been research-grade (99.99 pct) methane (CH4) and propane (C3H8). Propane ultimately gave the best results. The gas flows were controlled through a panel shown schematically in Fig. 1. A hydrogen main stream of 30 liters per min passed through the horizontal quartz-tube epitaxial reactor, while SiC14, C3H8, HC1, and doping gases were injected as side streams. The
