INTRODUCTION ONE of the most important problems facing the steel industry at the present time is that of maintaining at a minimum the sulphur content of many grades of steel where sulphur is known to have harmful effects on both quality and yield. The present outlook in this struggle to reduce the amount of sulphur in steel is rather gloomy since the sulphur content of the raw materials available in the United States is gradually rising, with little relief in sight. A flow sheet of sulphur in the steel process is shown in Fig I. The values used here were obtained by averaging coke oven and blast furnace data at No. 5 furnace in Cleveland and are considered typical for high top pressure practice. The sulphur evolved in the blast furnace top gas was obtained by difference and since the amount is relatively small, little significance should be attached to this particular value. From Fig I it is apparent, however, that coals used in the production of metallurgical coke represent by far the largest single source of sulphur in steelmaking. As an indication of the decrease in quality of these coals as regards sulphur content the weighed average annual sulphur analysis of the coals supplied to two different steel plants, since 1925, is plotted in Fig 2.1 The sharp rise since 1940 is strikingly apparent. Another indication of this trend is found in estimates of coking coal reserves. Thus in the case of Pittsburgh seam coals available in Allegheny, Fayette, Greene, Washington, and Westmoreland Counties in Pa. as of Jan. 1937 only 25 pct of the coal reserves would contain less than 1.50 pct sulphur after washing.2,3 Many of these lower sulphur reserves have been seriously depleted in recent years because of accelerated war demands. Still another demonstration of the increasing sulphur content of coals on a country-wide basis is found in a report by the Bureau of Mines4 which shows a steady increase in the sulphur content of coke made in the United States, It should be noted that this increase continues in spite of the wider use of coal washing in recent years. Sulphur occurs in coal in three forms, pyritic (FeS2), organic sulphur, and a small amount of sulphate sulphur (CaSO4), The sulphur is subsequently found in the coke in combination with carbonaceous material of unknown composition and as calcium and iron sulphides: In considering the general problem of sulphur elimination, the Republic Steel Corp. was interested in determining which, if either, of the two major forms of sulphur in coal contributes the greater portion of sulphur to the coke, Since the ratio of pyritic to organic sulphur varies widely in different coals, it was thought that if it could be shown definitely that the major part of the sulphur occurring in coke originates from one of the two major forms of sulphur in the coal, it would then be possible to select with confidence coal which, although high in total sulphur, would yield coke of fairly low sulphur content, Using the new

IT is now just a quarter of a century since Fred W. Taylor§(23) pub-lished his classical paper On the Art of Cutting Metals, describing -his researches in which he, in cooperation with Maunsel White, had developed what is essentially the modern method of heat-treating high-speed steels. Regarding this research, Dr. Sauveur, (22) in his address on Steel Wizards, Past and Present, at the annual banquet of the American Society for Steel Treating in Philadelphia in 1920 said, "The discovery of high-speed steel, or if you prefer, of the treatment imparting high-speed properties to certain steels by Taylor and Maunsel White I am inclined to consider as our one epoch-making contribution to the metallurgy of steel." It was at about that same time (1900) that Taylor exhibited high-speed steels, heat-treated by the improved process, at the World's Exposition in Paris and attracted much attention by showing that the steels would operate at such feeds and speeds that the tips of the tools were visibly red hot. This observation must have started metallurgists to wondering regarding the relative hardness of the various steels at red-heat temperatures. Considerable work has indeed been done in an effort to measure the hardness of high-speed steels and. related materials in the red-heat range, using various methods. . The results, however, have been only partly satisfactory, owing to experimental difficulties. The present investigation had as its immediate inception an address by J. V. Emmons, of the Cleveland Twist Drill Co., to the Columbus Chapter of the American Society for Steel Treating in 1931, in which he deplored the fact that comparatively little was known with regard to the hardness of high-speed steels at elevated temperatures, in spite

The development of a new gar lift valve has removed many of the obstacles limiting over-all gas lift efficiency. The valve is pressure charged in place in a well, and operating pressure can be changed without pulling. Temperature and gas gradient compensation have been eliminated. Intermitting and constant flow installations, using conventional pressure-charged valves, are compared with designs incorporating the new automatic stabilizer controlled valve. Specific well performance data are presented. The means of obtaining and controlling multiple-point injection of gas are explained and contrasted with single point injection. The effect on small diameter strings and multiple string installations is discussed. The effect of flowing temperature gradient on a design using conventional pressure-charged valves, the limitations imposed by such temperature, and the obvious benefits which result from the use of automatic stabilizer controlled valves are shown. Reduction of gas requirements is stated mathematically and demonstrated with specific examples which are identified as to oil company and well. Increased fluid recovery resulting from greater drawdown is illustrated. The economic advantages are mentioned with emphasis on reduction of capital expenditures, as well as reduction in operating expenses. INTRODUCTION Much of the engineering and research work performed with gas lift has been based upon the supposition that under producing conditions gas would be injected at a single point in a well. Many tests were performed in determining the optimum size of the opening through which gas would be passed and the exact placement of the valve equipment. The objectives in a gas lift installation are to unload the well and to efficiently produce the well after it is unloaded. Until recently, the function of upper valves was simply to unload the well. An operating valve located at a proper place in a well served as a single injection point for lifting liquid to the surface. The basic problem in using such equipment is to arrive at operating depth with sufficient operating pressure to efficiently lift the liquid. Few gas lift installations are designed with all required well data available. However, regardless of the quality and availability of data, and regardless of the accuracy of the design, there is the practical problem of preparing and placing gas lift equipment in the well in exact accordance with the plans and intentions of the engineer. In recognition of these and many other problems, attention was directed toward a means of removing the need for temperature and gas gradient compensation, a way to change the gas lift installation to meet the changing requirements of the well itself, and a manner of compensating for changes in oil-water content, fluid volumes, PI, and bottom-hole pressure resulting from flood or repres-suring activity. A device which could actually set and change the operating pressure of gas lift valves in the well would meet most of these needs. There now exists a new gas lift valve which fulfills the original objectives and in so doing actually accomplishes much more. With this device, called an Automatic Stabilizer Controlled valve, there is an exact matching of valve operating pressure and well conditions. Gas is injected at more than one point in the well, thereby making controlled multiple-point injection of gas a reality. Installation calculations are materially simplified and the need for basic temperature and gas gradient data no longer exists. Section I—The Automatic Stabilizer Controlled Valve The operation of the ASC valve is more easily understood by first studying a conventional pressure-charged valve and then inserting the stabilizer element to observe the changes which result. Fig. 1 is a schematic of a conventional precharged pressure-operated valve. The pressure in the dome pd, acts downward, against the area of the bellows A,, to hold the valve closed. The resulting force Bf plus the spring effect of the bellows Sf represents the total force acting to close the valve. Correspondingly, the tubing pressure ptbg works upward against the port area Atbg and the casing pressure pc works upward against a portion of the area of the bellows

IN ref. 1, on the basis of tension and torsion experiments with single crystals of a brass, the values given in Table I were obtained for elastic coefficients. It was pointed out by Zener that the values for the 71.2 pct Cu were not satisfactory, since they resulted in a negative value for the bulk modulus, namely —4.17X1012 sq cm per dyne. In reevaluating the data of this investigation, it was determined that the reason for this negative bulk modulus lay in the extrapolation of the reciprocal Young's modulus to the zero value of the orientation function shown in Fig. 5 of ref. 1. This extrapolation was reevaluated by the method of least squares (50 pct probability) and a new value of the coefficient S,, was determined as 18.9220.42X 10M sq cm per dyne in lieu of the value originally reported of 18.82x10 sq cm per dyne. This new value of S, leads to a new value of S, of — 9.43 X101" sq cm per dyne. The values of the other coefficients are unchanged. results. This value compares with the value of 12.3X10 sq cm per dyne reported by Schmid and Boas? The new results are summarized in Table 11. These results follow similar qualitative trends, previously published,' relative to the effect of zinc content. However, the derived values of C11, C,, C,, and K are so sensitive to the uncertainty in the first decimal place of the S, values that they are probably not useful. This uncertainty must also apply to the previous results of Masima and Sachs," who obtained S, values from a similar extrapolation drawn wholly above their data points. Ah electronic thermogravirnetric balance was used to measure the veductioiz rule o single cirpric oxide particles suspended in a stream of hydrogen. Very jzne thermocouples embedded in lie center and at the surface of the sphere recorded the variation of terw perature during reduction. In contrast to iron oxide reduction, where in most instances the rate of interface reactiokl is controlling, the heat- and mass-transfer phenotnena play a predolrinant role in the reduction of cupric oxide. The correlation of experitnental data or tnass lransfev lhrough the boundary layer at Reynolds nunlber 0-4 50 was as jollocs: ThE reduction of cupric oxide by hydrogen is represented by the equation: It is a highly exothermic reaction and the amount of heat released varies only slightly with temperature (-21,430 cal per g-mole at 400°C). Most of the published studies on this system have been conducted at temperatures in the range of 34 to 280c.l-&apos; The concensus of opinion has been that at temperatures below 200°C the reaction is preceded by an induction period during which there is very little or no reduction. The length of this period diminishes as the temperature of the reaction is increased1l5 and aseawa found that at 280°C reduction starts practically immediately when the oxide is exposed to hydrogen gas. The existence of an induction, or incubation, period has led experimenters to believe that the reduction of CuO by hydrogen is catalyzed by metallic copper.&apos; Boldurev and rmolaev found that mechanical additions of powdered copper to oxide did not affect its reduction, although metallic copper produced during the reduction seemed to have a catalytic effect. At least three other authors2&apos;5&apos;7 have reported that addition of copper had no effect on the rate of reduction. Pease and alor&apos; observed that water vapor had a strong inhibiting effect on the reduction at 1503C, but its effect was greatly diminished at 200 C. Pavlychenko and Rubinchik5 studied this reaction at 159 to 235 C and found that, once the reaction had been initiated, there was no inhibiting effect due to the introduction of water in the hydrogen stream; at temperatures above 183°C there was no inhibiting effect due to water vapor, either before or during reaction. The same authors noted that the rate of reduction was independent of pressure in the range of 200 to 700 mm Hg. aseawa investigated the kinetics of the CuO-Hz system at 160 to 280°C and estimated the apparent activation energy at 14,000 cal per g-mole. A similar value (13,500 1200 cal per g-mole) was reported by ond&apos; in the temperature range 148 to 216°C. Bond also reported that there was no incubation period and that water vapor had no inhibiting effect on reduction at temperatures above 190 C. The above studies have been conducted at temperatures below 280°C and the physical configuration of the system under investigation has not been defined adequately. However, it is well-known that the mechanism of gas-solid reactions depends on a number of in series physical and chemical rate prcesses.&apos;&apos; It is, therefore, essential to include among the experimental factors the geometry of the solid system and the mass-transport characteristics of the reducing gas. Scott studied the reduction of packed beds of cupric oxide cylinders by Hz-He streams of very low hydrogen concentrations at temperatures 400 to 600 C, pressure of 10 to 30 atm, and gas velocity from 0.18 to 5.8 ft per sec (3 < Rep < 30). The reduction rate was found to be mainly controlled by diffusion through the boundary layer and through the pores of the reduced copper phase. The following correlation was proposed: Scott in an earlier work studied the reduction of fixed beds of cupric oxide wire and found that the rate of flow of the gas stream through the bed had a controlling effect on the rate of reduction. The same mass-transfer phenomenon was observed by Bond and clark13 on a similar reduction system. The analogy between mass and heat transfer through the boundary layer which exists between a solid surface and the bulk stream stems from the similarity of the differential equations representing these phenomena

INTRODUCTION IN the last few years this laboratory has published a series of papers on the mecha¬nism of age -hardening.14,1,6,11,20 Briefly stated it has been proposed that hardening is caused by lattice strains created by lat¬tice coherency between matrix and precipi¬tate; much experimental evidence has been advanced to support this thesis. The system Cu-Be is an attractive one to study. It is a system that exhibits marked age hardening; it ought to be subject to the type of analysis of structural changes hitherto explored and it is a prominent example of "discontinuous precipitation," which, though studied in other cases, 6,20 remains largely unexplained. This research shows that hardening in the Cu-Be system proceeds essentially as proposed earlier.14 Guinier-Preston zones have been observed to form on the {100) planes of the matrix; no transition lattice was found. Aging and overaging were ob¬served to occur most rapidly in the region of discontinuous precipitation-the grain boundary-apparently accelerated there by strain. The Constitution of the Cu-Be System The Cu-Be constitution diagram is shown in Fig I. The structure of the ? phase was determined by Misch16 as of the caesium-chloride type with a lattice con¬stant of 2.598 Å High temperature X ray photograms of 7.2 pct Be alloy made by Kossolapow and Trapesnikow13 led them to conclude that the structure of the P phase is simply disordered body-centered cubic with [ao] = 2.79 Å at 750°C. Previous Work The initial work on the age-hardening of Cu-Be alloys was that of Masing, Dahl, Holm, and Haase. Their numerous papers were published in book form in 1929, sub¬sequently translated.18 The effects of Be content, solution temperature, aging tem¬perature, and cold work on the hardness developed in these alloys were studied. An initial decrease in the electrical conduc¬tivity was observed when strips of a 2.5 pct Be alloy were aged at temperatures from 200 to 350°C; a wire of the same analysis failed to exhibit this decrease when aged at 350°C. A volume decrease of 0.6 pct oc¬curred during aging at 250°C. Microscopic investigations of quenched and aged alloys disclosed a regularly ori¬ented "striping" (ripples) on the a and on the ß grains. The important literature concerning zirconium in magnesium-base alloys is predominantly contained in patent references. Sauerwald, Eisenreich, and Holubl-4 discovered the profound grain-refining influence of small amounts of zirconium on cast magnesium and the attendant increases in strength and ductility. They extended their work to reveal that limited amounts of certain other elements, including zinc, could be added for further improvement in strength and hardness. British Patent 5111375 relates to the parent discoveries of Sauerwald, Eisenreich, and Holub. All of these references deal primarily with casting characteristics and properties in the cast state. Minor mention is made of desirable tensile strength, ductility, and toughness of wrought Mg-Zr alloys* modified by one or more additional elements. No extensive reference in the literature5. has been found to the particular characteristics of wrought blg-Zn-Zr alloys, with which the present paper is concerned. The work to be discussed represents essentially an extrusion study of the blg-Zn-Zr alloys and indicates that this system is highly interesting in the wrought state both academically and commercially. Accordingly, an important aim of this paper is to describe the hot-workability, tension and compression properties, metallography, and toughness of these alloys. Compositional variations are limited to the ranges 0 to 7 per cent Zn and 0 to I per cent Zr. Experimental Procedure Alloying and Casting Alloying ingredients were cell magnesium, commercial zinc (intermediate grade), and a chloride salt containing approximately 50 per cent ZrCl² and 50 per cent alkali chlorides. This salt is produced by Titanium Alloy Manufacturing Company. Melting, alloying, and pouring procedure essentially followed the crucible process as described by Nelson.6 The magnesium was melted using Dow No. 310 flux, and the temperature raised to 1350° to 1400°F for the alloying operations. After alloying of the zinc, the zirconium containing salt was added in small portions with vigorous stirring. This is an adaptation of the method described in British Patent 533264.7 The alloying efficiency of zirconium was approximately 30 per cent. During the alloying of zirconium, fluorspar was added in amount required as a flux-inspissating agent. Next the melt was refined with Dow No. 310 flux and held quietly for 15 min. Finally billets were cast in a book-type permanent mold

Discussion of the paper of M. B. YUNG, presented at the Pittsburgh meeting; October, 1914, and printed in Bulletin No. 93, September, 1914, pp. 2451 to 2458. T. T. READ, New York, N. Y.-I might .point out that this paper of Mr. Yung&apos;s is on a field that is comparatively little known. It is not as well known as the Kochiu tin field, of Yunnan, which is probably the third . in tin output of the world. This field under discussion is considerably further west and the tin which is produced here is, according to Mr. Yung, of somewhat higher grade than the Yunnan tin, and is used by the refiners at Hong Kong to improve the grade of the Yunnan tin. Most of you know that the tin from the Yunnan is shipped to Hong Kong, where it is refined and shipped to Europe. Mr. Yung points out that the Fu Chuan deposits are entirely alluvial and not found in any veins. They .differ in that from the Kochiu deposits, which Leclere says are "nullement alluvionels; leur origéne filonienne est de plus evidentes." Granite is the country rock here; doubtless the tin occurred in veins in the granite, and the deposits have resulted from the disintegration of the granite. This is a country of strong erosive agencies. The country is semi-tropical, and the rainfall is heavy, so that one would naturally expect deep surface erosion of this kind.

A simplified theory of viscous fingering in miscible systems has been developed. It predicts the correct functional relationship between pertinent variables and permits the calculation of the order of magnitude of fingering behavior for simple systems, such as linear or radial. The theory is based on the following four observations: (1) cross-flow takes place only near the ends of fingers; (2) the relative finger width is about 0.5; (3) fingers can be suppressed by transverse dispersion, the suppression being quantitatively described by a critical ratio of dispersion times; and (4) the widths of extending fingers are close to the minimum size finger that can grow at any stage of displacement. Fingering is studied in two-dimensional linear and diverging radial systems, both theoretically and experimentally. For linear systems, the length of the fingered region is proportional to mean displacement; the finger width is proportional to square root of mean displacement; and there is a small initial region void of fingers because of suppression by longitudinal dispersion. For the radial system, two limiting conditions are recognized. If the mean displacement is small compared with the wellbore radius, the length of the fingered region is proportional to the mean displacement. The width is proportional to the square root of mean displacement. If the mean displacement is large compared with wellbore radius, length of the fingered region is proportional to mean displacement, but the number of fingers approaches a constant value. Also, in the radial case there is a small initial region void of fingers because of longitudinal dispersion. INTRODUCTION The behavior of viscous fingers in miscible systems has been of interest to the oil industry for many years. Previous studies have clearly shown the existence and nature of fingers in small models.1,2,3,4 Engineering techniques for extrapolating to reservoir situations have been proposed. 5,6 Still, because of the lack of a real understanding of the mechanics of fingering, there remains uncertainty and disagreement as to the best way to scale or calculate fingering behavior in the reservoir. In this paper we discuss a study of the mechanics of fingering in miscible systems (i.e., why do fingers behave as they do?). A simplified theory is developed which we believe will (1) predict the correct functional relationship between pertinent variables, (2) permit us to calculate the order of magnitude of fingering behavior for simple systems such as linear and radial, and (3) give further insight into the problem of scaling or otherwise extending the results to more complicated reservoir conditions. The paper includes the following sections: (1) brief summary of the mixing behavior of miscible fluids in linear and radial systems; (2) four fundamental observations of fluid flow (under fingering conditions); (3) based on these four observations, a simplified theory of fingering in linear and radial systems is developed; and (4) the theoretical equations are compared with experimental fingering data measured in laboratory models. A REVIEW OF DIFFUSION AND DISPERSION As will be shown later, the behavior of viscous fingers in miscible systems is controlled in large degree by the mixing between the two fluids. A quantitative description of fingers will first require a quantitative description of mixing. IN this day of steady progress in the mining industry, especially along mechanical lines, the question of whether to discard present equipment for that of a new type often engages the minds of many officials of mining companies. The rapid strides made from year to year sometimes cause this question to be brought up within a year after new equipment has been purchased and installed. It is a moot question whether a machine that has been purchased last year should be replaced by a new one put on the market this year. As I see it, the reasons for the replacement of present equipment may be summed up as follows: (1) because of increased safety; (2) because of legal regulations; (3) because of increased profits. I think all of us, as engineers, will endeavor to put in as safe equipment as it is possible to devise. The tendency of mining companies in that direction is very gratifying.

We have already devoted two previous memoirs to this question. In the firstL we collated and discussed the existing literature on the subject; in the second: we described the crystalline forms obtained by the reduction, at different temperatures, of ferrous chloride by hydrogen or by zinc-vapor. The conclusion from these researches was that the three allo-tropic states of iron—a, stable below A2; , stable between A2 and A3; and , stable above A3—all crystallize in the cubic system. The differences observed were such as are customarily encountered in the crystallographic records of many minerals of which allotropic varieties or isomerides are not known, and did not conform to the ordinary definition of polymorphism. It is, however, improbable that allotropic transformations, which are placed beyond doubt by a series of positive facts, do not involve some changes in the intimate structure. As a matter of fact, the crystals we did obtain were too small to allow of a precise examination, and this might introduce an element of uncertainty in the firm establishment of our conclusions. Professor H. Le Chatelier mas even led to think from some of our results that r-iron could very well be a rhom-bohedron simulating a cube, and not a true cube, and it will be remembered that the crystalline form of bismuth was for a long time incorrectly regarded as cubic. Interaction of sulfide minerals and native metals I with reagents in flotation is largely determined by particle-surface changes resulting from action of the medium and dissolved gases. A number of early studies were devoted to the selective action of various gases on minerals.&apos; Mc-Lachlan&apos; paid attention to oxygen as the most active gas affecting flotation properties of sulfide minerals. Opposing views were expressed concerning the influence of sulfide oxidation on xanthate flotation: Taggart3 recognized the positive influence of oxygen, and I. W. Wark4 rejected it. COPPER-CALCIUM alloys are of interest as materials for use in deoxidized conductors of high conductivity. That calcium is effective in deoxidizing and degasifying copper is well known. Brandenberg and Wiens1 have described the use of calcium in the casting of sound copper and state that the deoxidation can be carried out without difficulty. The castings that they prepared were sound and sufficiently ductile to permit wire drawing. Pratt,2 in British Patent No. 1699 (1907), has claimed the use of calcium for the deoxidation and degasification of copper. Masing3

(communication to the Secretary*).-In going over this report, which I have done very carefully, I find that the summary as composed deals with the various problems almost entirely from the employer&apos;s standpoint and that practically no consideration is given to the employee&apos;s point of view. An experience of 3 ½ years as safety inspector, and almost 30 years as workman-and official, has convinced me that any plan for the betterment of working conditions which will achieve any degree of success must give the workmen their share of responsibility and allow them full participation. The company may finance and direct the movement, but its ultimate success depends upon the support given by the workmen. The cooperation of the men doing the actual work is so essential that all writers insist that this must he secured, but they do not agree as to how this can best be done.

A summary of- several recent investigations in to the properties of the metal-oxide-silicon system is presented. A major portion of these studies makes use of the MOS capacitance-z)oltage method of&apos; analysis. The particular areas of investigation which are reported include: 1) a general survey of the electvical properties of thermally oxidized silicon surjbccs; 2) a study of ion migration through silicon dioxide films ; 3) measurements of electron and hole mobilities in surface inversion layers; 4) a study of impurity redistribution due to thermal o.ridatiotz; and 5) measurements of the rates of oxidation oj-heavily doper7. silicon. THE importance of the metal-oxide-semiconductor (MOS) system in the semiconductor industry is well-known. In addition to its importance in the "planar" device technology,&apos; the MOS structure is now also used in the fabrication of active solid-state devices. Consequently, extensive efforts have been made recently to obtain a better understanding of the characteristics of this system. A summary of some studies of the MOS system conducted in our laboratories during the past year is presented. For the most part these studies used silicon as the semiconductor, along with silicon dioxide and aluminum as the other two components of the system. Since the MOS capacitance-voltage method of analysis was used extensively in these studies, we will first briefly describe its nature and consider some of the possible causes of deviation of experimental observations from the simple theory. We will then outline the various related areas of investigation carried out in our laboratories and will briefly indicate some of the results. It should be noted that the purpose of this paper is merely to provide a brief summary of MOS studies. More detailed discussions of the various areas of investigation are given in the references cited. PRINCIPLES OF THE MOS C-V METHOD OF ANALYSIS&apos; A sketch of the MOS structure is shown in the upper portion of Fig. 1. In this case the insulating film is Si02 and the semiconductor p-type silicon. If a large negative bias is applied to the metal field plate, holes are attracted to the silicon surface. The silicon then behaves much like a metal and the capacitance measured is that of the oxide layer alone, Co. If a small positive bias is applied to the aluminum, holes are repelled and a region depleted of majority carriers is formed at the silicon surface. This depletion I-egion adds to the width of the dielectric and the measured capacitance begins to drop. With increasing positive bias, the width of the electrical depletion region increases. At some large positive bias an inzevsion regiotr is formed at the surface and additional charges induced in the silicon appear in the form of electrons in this narrow inversion region. Thus the depletion-region width approaches a maximum value and, consequently, the capacitance reaches a minimum value and then either levels off or rises again depending on the measurement frequency and the rate of equilibration of the minority carriers in the inversion layer.3 Band diagrams, along with the corresponding charge distributions, are shown in Fig. 1 for the above bias conditions. If minority carriers cannot accumulate at the surface to form an inversion region, the depletion-region width continues to increase with increased positive bias and the capacitance drops toward zero as in a reverse biased p-n junction. The effect of a work-function difference $hs between the metal and the silicon, and of surface charges per unit area Qss located at the oxide-silicon interface, is simply to attract charges in the silicon much like the applied bias. It can be shown that this results in a parallel shift of the capacitance-voltage characteristic along the voltage axis by an amount corresponding to AV = -$bIs + Qss/Co. Theoretical curves have been calculated4 giving the capacitance of the MOS structure C normalized to the oxide capacitance Co vs the quantity VG here VG is the voltage applied to the metal field plate. In Fig. 2 such calculations are shown as points for a particular oxide thickness and bulk impurity concentration for a p-type semiconductor. (For an n-type semiconductor the curves would be mirror images of these.) All three cases, i.e., low frequency. high frequency, and depletion, are indicated. Also shown in the figure are recorder tracings of the characteristics of actual devices. These characteristics have been shifted along the voltage axis to compensate the effect of surface charges and work-function difference.
